According to various embodiments, a semiconductor device may include: a semiconductor substrate; a deep trench extending from a first portion of the semiconductor substrate to a second portion of the semiconductor substrate, wherein the second portion underlies the first portion; and an insulator region at least substantially lining sides of the deep trench. The insulator region includes at least one shallow trench in the first portion of the semiconductor substrate. At least a portion of the shallow trench(es) is arranged over at least a portion of the deep trench.

Semiconductor devices and methods of fabricating a deep trench isolation structure

Semiconductor devices and methods of forming thereof are disclosed. A substrate with different device regions defined in the substrate is provided. A deep trench isolation (DTI) structure is formed in the substrate to isolate the different device regions. The DTI structure includes a fill material and a dielectric layer surrounding the fill material in the DTI structure. Local oxidation of the substrate is performed over the DTI structure to form a thermal dielectric layer which overlaps the DTI structure. The thermal dielectric layer which overlaps the DTI structure forms a thick top corner dielectric in the DTI structure.

Device isolation structure and methods of manufacturing thereof

The present disclosure relates to semiconductor structures and, more particularly, to contact structures to deep trench isolation structures and methods of manufacture. The structure includes: a deep trench structure lined with insulator material on sidewalls thereof; conductive material filling the deep trench structure; a local oxide extending above the trench on exposed portions of the insulator material; an interlevel dielectric material on the local oxide and the conductive material filling the deep trench structure; and a contact in the interlevel dielectric material, extending to the conductive material and on a side of the local oxide.
