In a creation section of GaN crystal nuclei, a gallium vapor and an ammonia gas are chemically reacted to create GaN crystal nuclei, which are transported into a growth section of GaN powders with a nitrogen carrier gas. In the growth section of GaN powders, a gallium chloride created in a pre-reactor is chemically reacted with the ammonia gas transported from the creation section of GaN crystal nuclei on the GaN crystal nuclei, to produce GaN powders through the crystal growth.

In an ultrasonic imaging apparatus, an object to be inspected is scanned while being irradiated by a generated ultrasonic beam. Echo signals from the object are received and a plane image and a cross-sectional image formed from the received echo signals are displayed. A marker indicating the focus position of the ultrasonic beam and a marker indicating the setting range of a detection gate are synthesized and displayed on the cross-sectional image. The plane image of the portion assigned by the focus position and the depth range on the cross-sectional image is obtained.

Ultrasonic apparatus that automatically adjusts the focus of ultrasonic waves to a desired depth within an object includes an ultrasonic probe which irradiates a focused ultrasonic beam onto an object to be inspected and a receiver which receives ultrasonic waves reflected from the object. A desired focusing depth is set and the inherent focal length of the probe and the velocity of sound within the object are detected to evaluate a distance between the probe and the object at which the focus of the probe coincides with the desired depth. The distance between the probe and the object is adjusted to coincide with the evaluated distance.

Gas for protecting the Fabri-Perot interference plates is filled in the sealed space.

A device, usable with an object having a layer, for measuring the thickness of the layer, includes a system for irradiating the object with light while changing its wavelength, the irradiating system having a light-emitting portion disposed opposed to the surface of the object, a photodetecting unit for detecting the light from the object irradiated by the irradiating system, the photodetecting unit having a light-receiving portion disposed opposed to the object, a system for detecting the thickness of the layer of the object on the basis of the detection by the photo-detecting unit, and a setting mechanism for positioning the object, relative to the light-emitting portion and the light-receiving portion, at a distance that substantially corresponds to an extremum of the quantity of light which is to be received by the light-receiving portion and which is variable with the positional relation of the object with the light-emitting portion and the light-receiving portion.
