The present invention provides a method for obtaining high purity chlorosilanes from chlorosilanes containing boron impurities and phosphorus impurities. On the basis of the finding that solid by-product formation in the purification of chlorosilanes by adding an aromatic aldehyde results from a catalytic reaction by iron ions or rust-like iron, a Lewis base having a masking effect is added to chlorosilanes. Examples of the Lewis base include a divalent sulfur-containing compound and an alkoxysilane. The divalent sulfur-containing compound is preferably a compound represented by the formula: R&#x2014;S&#x2014;R' (wherein R is a hydrocarbon group or a carbonyl group; and the sum of the carbon atoms in R and R&#x2032; is 7 or more), and the alkoxysilane is preferably a compound represented by the formula: RSi(OR&#x2032;)(wherein R and R&#x2032; are each an alkyl group having 1 to 20 carbon atoms).

A method for making a photosensitive resin printing plate which comprises at least (1) the exposure step of forming a latent image in an aqueous-developable photosensitive resin layer of a printing plate material by irradiating the printing plate material with a ray of active light, (2) the development step of forming a relief image from the latent image by dissolving or dispersing the photosensitive resin layer that forms the latent image into a developer that contains water as a main component, and (3) the drying step of removing the developer from the printing plate having the relief image, the method being characterized in that a photosensitive resin layer component-dissolved or dispersed developer produced in the development step is subjected to a reduced pressure distillation, and is therefore reused as a developer, and a residue produced by the reduced pressure distillation is solidified. Furthermore, a photosensitive resin printing plate material developer processing apparatus for processing a photosensitive resin layer component-containing developer characterized by comprising an evaporator that reduces a pressure of the developer, a cooler that recovers a developer by condensing a developer vapor, and a detachable inner container provided within the evaporator. A developer produced as a result of the development of a photosensitive resin printing plate material and, more particularly, an aqueous-developable photosensitive resin printing plate material, can be reused without a reduction in the developing speed nor aggregation of a photosensitive resin layer component.

Novel cyclic siloxane compounds have both an aliphatic unsaturation-containing organic group and fluorinated alkyl groups within the molecular structure. A (meth)acryloxy-bearing alkoxysilane is isolated and purified to a high purity by distilling a reaction solution containing the (meth)acryloxy-bearing alkoxysilane in a thin-layer distillation device at a temperature of 90-160&deg; C. and a vacuum of 1-15 mmHg. The resulting alkoxysilane product does not give rise to the quality problem that the product will gradually whiten during storage owing to contact with air. The occurrence of self-polymerization of the alkoxysilane is restrained.

Distillation of (meth) acryloxy-bearing alkoxysilane

The invention produces a 3-[N-(2-aminoethyl)]aminopropylalkoxysilane in high yields by reacting a 3-chloropropylalkoxysilane with ethylene diamine. A distillation pot is charged with ethylene diamine and heated above the boiling point of ethylene diamine for evaporating ethylene diamine, which is then condensed into a liquid. The liquid ethylene diamine is mixed for reaction with a 3-chloropropylalkoxysilane in such a proportion to give a molar ratio of ethylene diamine/3-chloropropylalkoxysilane of at least 12/1, thereby forming a 3-[N-(2-aminoethyl)]aminopropylalkoxysilane. The reaction solution is fed back to the pot where the unreacted ethylene diamine in the reaction solution is evaporated again and then condensed for use in a next cycle of reaction. The apparatus includes a distillation pot, a reflux condenser, a feed means and a reactor connected to form a recirculating system.

The object of the present invention is to provide a styrene type alkoxysilane compound which is useful as a silane coupling agent or a polymerizable monomer and which can easily be synthesized and is not expensive.
