A semiconductor device includes a contact plug forming a signal path electrically connecting a bitline or wordlines and an upper connection pattern to each other, a lower insulating structure includes first and second insulating portions; the contact plug penetrates through the second insulating portion and contacts the upper connection pattern; the first insulating portion includes first and second lower layers, the second lower layer having a thickness smaller than the first lower layer; the second insulating portion includes a first upper layer contacting the second lower layer and covering a portion of an upper surface of the upper connection pattern, and a second upper layer on the first upper layer, the second upper layer having a thickness greater than the first upper layer; and materials of the second lower layer and first upper layer is different from materials of the first lower layer and the second upper layer.

Semiconductor device and data storage system including the same

A semiconductor device and a data storage system including the same are provided. The semiconductor device including a plate layer, a pattern structure on the plate layer, an upper pattern layer on the pattern structure, an upper structure including a stack structure and a capping insulating structure covering at least a portion of the stack structure, the stack structure including interlayer insulating layers and gate layers alternately stacked on each other, and separation structures and vertical memory structures penetrating through the upper structure, the upper pattern layer, and the pattern structure, and extending into the plate layer may be provided.

A semiconductor device may include: a semiconductor substrate; a peripheral circuit structure on the semiconductor substrate; a plate pattern on the peripheral circuit structure and having a gap; and a stack structure on the plate pattern and including a first stack region and a second stack region. The first stack region may include gate electrodes stacked in a vertical direction perpendicular to an upper surface of the semiconductor substrate, and the second stack region may include both a conductor stack region including conductive layers stacked in the vertical direction and an insulator stack region including molded insulating layers at substantially the same height level as the conductive layers. The semiconductor device may also include vertical memory structure that extends through the first stack region; and source contact plugs electrically connected to at least one of the conductive layers of the conductor stack region and contacting the plate pattern.

A semiconductor device includes a stack structure including a gate stack region and dummy stack region. The gate stack region includes interlayer insulating layers and gate electrodes alternately stacked. The dummy stack region includes dummy insulating layers and dummy horizontal layers alternately stacked. A separation structure penetrates the stack structure. A vertical memory structure penetrates the gate stack region in a first region. A plurality of gate contact structures electrically connect to the gate electrodes in a second region. The gate electrodes include a first gate electrode and a second gate electrode disposed on a level higher than the first gate electrode. Each of the gate contact structures includes a gate contact plug and a first insulating spacer. The gate contact plugs include a first gate contact plug penetrating the second gate electrode and contacting the first gate electrode, and a second gate contact plug contacting the second gate electrode.

A semiconductor device includes a plurality of gate electrodes on a substrate to be spaced apart from each other in a vertical direction; a plurality of channel structures penetrating through the gate electrodes and extending in the vertical direction; a string separation insulation layer penetrating through two topmost gate electrodes and extending in a first horizontal direction; a plurality of bit line contacts on the plurality of channel structures; and a plurality of bit lines on the plurality of bit line contacts. A semiconductor device includes a substrate having a first region and a second region, gate electrodes stacked and spaced apart from each other in a first direction perpendicular to an upper surface of the second substrate, and extending by different lengths in a second direction on the second region to have pad regions in which upper surfaces thereof are exposed, channel structures penetrating the gate electrodes, extending in the first direction, and respectively including a channel layer, on the first region, contact plugs penetrating the pad regions of the gate electrodes and extending in the first direction, and contact insulating layers surrounding the contact plugs. The gate electrodes have side surfaces protruding further toward the contact plugs in the pad regions than ones of the gate electrodes therebelow.

A semiconductor device includes a first structure including a peripheral circuit and a second structure on the first structure. The support structure includes an outer support layer contacting side walls of the insulating patterns and side walls of the conductive patterns, and a support pattern and an inner support layer contacting an inner side wall of the outer support layer.

A vertical memory device includes a substrate with a cell region, a through via region on opposite sides of the cell region, and a mold region surrounding the cell and through via regions, gate electrodes spaced apart from each other along a first direction vertical to an upper surface of the substrate, and extending in a second direction parallel to the upper surface of the substrate, a channel extending in the first direction on the cell region, and extending through at least a portion of the stacked gate electrodes, and a first mold including first and second layers alternately and repeatedly stacked along the first direction on the mold region, the first and second layers including different insulation materials from each other, and each of the second layers of the first mold being at the same height as and contact a corresponding one of the gate electrodes.

Vertical memory devices and methods of manufacturing the same

A semiconductor device includes: a substrate that includes a first region and a second region; gate electrodes stacked on the first region in a first direction, extend by different lengths in a second direction on the second region, and respectively including a pad region having an upper surface that is upwardly exposed in the second region; interlayer insulating layers alternately stacked with the gate electrodes; channel structures that extend in the first direction and penetrate through the gate electrodes; plug insulating layers alternately disposed with the interlayer insulating layers and parallel to the gate electrodes below the pad region; and contact plugs that extend in the first direction and respectively penetrate through the pad region and the plug insulating layers below the pad region. In each of the gate electrodes, the pad region has physical properties that differ from physical properties of regions other than the pad region.

An integrated circuit device includes a substrate, a peripheral wiring circuit that includes a bypass via and is disposed on the substrate, a peripheral circuit that includes an interlayer insulating layer surrounding at least a portion of the peripheral wiring circuit, and a memory cell array disposed on and overlapping the peripheral circuit. The first, second and third widths are parallel to a second direction intersecting the first direction, and the first width is less than the second width and is greater than the third width.

The first extension through-via structure may include a first via plug and a first via liner layer surrounding sidewalls of the first via plug.
