A semiconductor device of an embodiment includes a control circuit arranged on a substrate, a first conductive layer arranged on the control circuit and containing a first element as a main component, a multilayer structure arranged on the first conductive layer and configured such that multiple second conductive layers and multiple insulating layers are alternately stacked on each other, a memory layer penetrating the multilayer structure and reaching the first conductive layer at a bottom portion, a first layer arranged between the control circuit and the first conductive layer and containing the first element as a main component, and a second layer arranged between the control circuit and the first layer and containing, as a main component, a second element different from the first element.

A semiconductor memory device comprises a substrate, first semiconductor films extending in a first direction crossing a surface of the substrate and arranged in a second direction and in a third direction, a conductive layer which covers peripheral faces of the first semiconductor films on a cross-section crossing the first direction, and a contact which extends in the first direction. Here, when straight lines disposed at equal intervals in the second direction on the cross-section and perpendicular to the second direction are defined as first to third straight lines, a first number of the first semiconductor films are provided on the first straight line, a second number less than the first number of the first semiconductor films are provided on the second straight line, a third number less than the second number of the first semiconductor films are provided on the third straight line.

Semiconductor memory device having a plurality of first semiconductor films

A semiconductor memory device according to an embodiment includes: a substrate; a plurality of first gate electrodes; a first semiconductor film facing the plurality of first gate electrodes; and a first gate insulating film provided between the plurality of first gate electrodes and the first semiconductor film. Moreover, this semiconductor memory device includes: a plurality of second gate electrodes; a second semiconductor film facing the plurality of second gate electrodes; and a second gate insulating film provided between the plurality of second gate electrodes and the second semiconductor film. Moreover, this semiconductor memory device includes: a third gate electrode that is provided between the plurality of first gate electrodes and the plurality of second gate electrodes, and extends in a second direction; and a third gate insulating film provided between the third gate electrode and the first semiconductor film. Moreover, a thickness in a first direction of the third gate insulating film is larger than a width in the second direction of the first gate insulating film and the second gate insulating film.

Semiconductor memory device having vertical semiconductor films with narrowing widths and gate insulating films with different thickness

A semiconductor device includes a base body portion, a stacked body, a pedestal portion, a plate portion, and first and second columnar portions. The base body portion includes a doped semiconductor film and a semiconductor portion. The doped semiconductor film includes first and second portions. The semiconductor portion includes a first region overlapping the first portion, and a second region overlapping the second portion and being a body different from the first region. The pedestal portion is provided in the second region. The plate portion contacts the pedestal portion and the first region. The first columnar portion includes a semiconductor layer. The semiconductor layer is adjacent to the plate portion with the stacked body interposed, and contacts the first region. The second columnar portion is adjacent to the plate portion with the stacked body interposed, and is adjacent to the pedestal portion with the second region interposed.

Three-dimensional memory device

According to one embodiment, a semiconductor memory device includes a substrate, interconnect portions, a conductive layer, a stacked body, and columnar portions. At least one portion of the interconnect portions is provided inside the substrate, each of the interconnect portions extends in a first direction along a surface of the substrate, and the interconnect portions are arranged along a second direction crossing the first direction. The conductive layer is provided on the interconnect portions. The stacked body is provided on the conductive layer and includes electrode layers stacked to be separated from each other, and each of the electrode layers extends in the second direction. The columnar portions are provided inside the stacked body, each of the columnar portions includes a semiconductor portion extending in a stacking direction of the electrode layers and a charge storage film provided between the semiconductor portion and the stacked body.

Semiconductor memory device and method for manufacturing the same

According to one embodiment, a semiconductor memory device includes a substrate, a stacked body, a semiconductor portion, and an insulating portion. The insulating portion is provided in the stacked body and extends in a stacking direction and a first direction along a surface of the substrate, the first direction crossing the stacking direction. The insulating portion includes a first insulating film containing silicon oxide, a second insulating film containing silicon oxide, and a third insulating film located between the first insulating film and the second insulating film and containing silicon nitride.

According to one embodiment, a first transistor includes a first semiconductor region, a second semiconductor region, a third semiconductor region, a first gate insulating film, and a first gate electrode. The first semiconductor region is provided in a first semiconductor layer extending in a second direction substantially perpendicular to the surface of the semiconductor substrate from the first line. The second semiconductor region is provided above the first semiconductor region in the first semiconductor layer. The third semiconductor region is provided above the second semiconductor region in the first semiconductor layer. The first gate insulating film covers a first side face of the first semiconductor layer. The first gate electrode covers the first side face of the first semiconductor layer through the first gate insulating film. The first transistor has an asymmetrical structure with respect to a center face of the second semiconductor region in the second direction.

A semiconductor memory device according to an embodiment includes a memory cell array including memory cells, the memory cells each configured having a current rectifier element and a variable resistance element connected in series therein. Each of the memory cells has formed on a side surface thereof: a first insulating film provided on a side surface of the current rectifier element and the variable resistance element and having a composition ratio of a non-silicon element to silicon which is a first value; a silicon oxide film provided on a side surface of the first insulating film; and a second insulating film provided on a side surface of the silicon oxide film and having a composition ratio of a non-silicon element to silicon which is a second value. The first value is smaller than the second value.

Semiconductor memory device

A non-volatile semiconductor memory device includes a cell array layer including a first wire, one or more memory cells stacked on the first wire, and a second wire formed on the memory cell so as to cross the first wire, wherein the memory cell includes a current rectifying element and a variable resistance element, and an atomic composition ratio of nitrogen is higher than that of oxygen in a part of a sidewall of the current rectifying element.

Non-volatile semiconductor memory device and method for manufacturing the same

A semiconductor memory device according to an embodiment comprises: a memory cell array including memory cells, each of the memory cells disposed at each of intersections of first lines and second lines and including a variable resistor; and a control circuit configured to apply a first voltage to a selected first line and to apply a second voltage having a voltage value which is smaller than that of the first voltage to a selected second line, such that a selected memory cell is applied with a first potential difference required in an operation of the selected memory cell. The control circuit is configured such that when the first potential difference is applied a plurality of times to a plurality of the selected memory cells to execute the operation, the number of selected memory cells simultaneously applied with the first potential difference can be changed.

A semiconductor memory device according to an embodiment includes a memory cell array including memory cells, the memory cells each configured having a current rectifier element and a variable resistance element connected in series therein. Each of the memory cells has formed on aside surface thereof: a first insulating film provided on aside surface of the current rectifier element and the variable resistance element and having a composition ratio of a non-silicon element to silicon which is a first value; a silicon oxide film provided on a side surface of the first insulating film; and a second insulating film provided on aside surface of the silicon oxide film and having a composition ratio of a non-silicon element to silicon which is a second value. The first value is smaller than the second value.

A semiconductor memory device includes a cell array layer including a first wire, a memory cell stacked on the first wire, and a second wire formed on the memory cell. The memory cell includes a variable resistance element and a current control element The current control element includes a first conductivity-type semiconductor into which a first impurity is doped, an i-type semiconductor in contact with the first conductivity-type semiconductor, a second conductivity-type semiconductor into which a second impurity is doped, and an impact ionization acceleration unit being formed between the i-type semiconductor and one of the first conductivity-type semiconductor and the second conductivity-type semiconductor.

A semiconductor memory device includes a cell array layer having a memory cell. The memory cell has a current control device, a variable resistance device and a metal layer for silicide. A method for manufacturing the semiconductor memory device includes: forming the metal layer for silicide on a semiconductor layer for forming the current control device and a variable resistance device layer; selectively removing the variable resistance device layer and the metal layer through first etching; forming a first protective layer to cover at least a side surface of the metal layer exposed by the first etching; selectively removing a part of the semiconductor layer, through second etching; and forming a second protective layer to cover the variable resistance device layer, the metal layer for silicide, and the semiconductor layer.

According to one embodiment, a semiconductor memory device includes a first conductive line, a second conductive line, a rectifying element, a switching element, a first side wall film and a second side wall film. The first conductive line extends in a first direction. The second conductive line extends in a second direction crossing the first direction. The rectifying element is connected between the first and second conductive lines. The switching element is connected in series with the rectifying element between the first and second conductive lines. The first side wall film is formed on a side surface of the rectifying element. The second side wall film is formed on a side surface of at least one of the first and second conductive lines. At least one of a film type and a film thickness of the second side wall film is different from that of the first side wall film.

Semiconductor memory device including memory cell having rectifying element and switching element

According to one embodiment, a method for controlling a semiconductor device comprises determining a select bit number for a group of memory cells each includes a variable-resistance element, setting a first voltage corresponding to the select bit number, applying the set first voltage to the memory cell group, and performing verify read on the memory cell group to which the first voltage has been applied and determining whether or not the memory cell group passes the verify read. If the memory cell group is determined not to pass the verify read, the number of bits corresponding to passed memory cells is subtracted from the select bit number, and the first voltage corresponding to the decreased select bit number is set again.
