Method for HF-free facile and rapid synthesis of MXenes related compounds

Disclosed is polymer-ceramic composite material with colossal permittivity, comprising polymer matrix and ceramic powders embedded in the polymer matrix, wherein a part of the polymer matrix is exposed and adsorbed to the surface of the ceramic powders, and the polymer is electrically insulating. This invention simultaneously achieves large dielectric constant, negligible dielectric loss and high energy density in flexible composite capacitors based on metal-ion co-doped colossal permittivity materials. The host oxides used in this CP system is friendly to the environment, non-toxic and abundant. Additionally, the process developed is relatively simple, low cost and suitable for mass production-scale. Therefore, these composite capacitors have great technological potential for many applications. Compared to the conventional ceramic materials, composites of this invention are lightweight, scalable and easily fabricated into complex shapes towards miniaturization of the compact systems. The additional flexibility feature also possesses broad application prospects in modern electronic and energy storage devices.

The present invention relates to a method for synthesizing water-soluble particles, the method includes providing a solution including a lanthanide compound, a halide compound, and a first solvent; introducing a capping agent into the solution to form a mixture; heating the mixture under pressure to produce the particles; and recovering the particles from the mixture. The present invention also relates to a water-soluble particle having a surface functional group. The presently claimed invention provides a barium strontium titanate/strontium titanate/gallium arsenide (BST/STO/GaAs) heterostructure comprising a gallium arsenide (GaAs) substrate, at least one strontium titanate (STO) layer, and at least one barium strontium titanate (BST) layer. The BST/STO/GaAs heterostructure of the present invention has a good temperature stability, high dielectric constant and low dielectric loss, which enable to fabricate tunable ferroelectric devices. A method for fabricating the BST/STO/GaAs heterostructure is also disclosed in the present invention, which comprises formation of at least one STO layer on the GaAs substrate by a first laser molecular beam epitaxial system, and formation of at least one BST layer on the STO layer by a second laser molecular beam epitaxial system.

Semiconductor gallium arsenide compatible epitaxial ferroelectric devices for microwave tunable application

A process and structure utilizes pulsed laser deposition technique to grow SrTiO(STO) films with single (110) out-of-plane orientation upon a surface of all (100), (110) and (111)-oriented silicon (Si) substrates. No designed buffer layer is needed beneath the STO thin films. The in-plane alignments for the epitaxial STO films grown directly on Si (100) are as STO [001]//Si [001] and STO [10]/Si [010]. The SrTiO/Si interface is epitaxially crystallized without any amorphous oxide layer. The formation of a coincident site lattice at the interface between Si and a Sr-silicate and/or STO helps to stabilize STO in the epitaxial orientation. The invention can be applied to epitaxial template and barrier for the integration of many other functional oxide materials on silicon. In particular, the (110)-oriented STO structure is useful for practical applications such as the preparation of ferroelectric-insulator-semiconductor devices as well as providing a broad solution to the generic problem of polarity discontinuities at perovskite heterointerfaces.
