The present disclosure relates to a phase change material (PCM) composition and a process for preparation thereof, wherein said composition comprising a phase change material, glass fibers and xanthan gum. In a preferred embodiment, the phase change material is water (or ice) and the g lass fibers are glass wool. The disclosure also relates to a stackable and sealable package enclosing the PCM composition. In a particular embodiment, the PCM composition is used to prepare a cold box that may be used in cold chain transportation.

Systems and methods for self-determining optical inspection of wire bonds of semiconductor components. The method is an automated optical wire bond inspection method that may include obtaining an image of a semiconductor component having wire bonds. The method may also include detecting a plurality of wire bonds on the semiconductor component image so that a wire between at least two of the plurality of detected wire bonds may be detected. Further, the method may include determining an inspection region of interest corresponding to at least one detected wire bond and at least one detected wire. The method may then include inspecting the detected wire bond along the region of interest.

Processing a neural signal sequence occurs in accordance with a neural signal spiking model that includes an exponential component (EC) and a polynomial component (PC). The exponential component is correlated with the presence of signal sequence noise, and the polynomial component is correlated with the presence of detectable signal sequence spikes distinguishable from the noise. A neural interface includes a frequency shaping amplifier (FSA) configured for receiving input signals; an amplifier gain stage and an analog-to-digital conversion (ADC) stage; a Hilbert transformer configured for performing a Hilbert transform upon neural signal data received from the ADC stage; a linear regression engine configured for estimating EC parameters and PC parameters corresponding to Hilbert transformed neural signal data; and a neural spike probability estimator configured for generating a neural spike probability map based upon the EC parameters and the PC parameters.

A computer-implemented process is provided for reorienting a three-dimensional (3D) scan image of an object. The object has a generally flat surface. The image is constructed from image data obtained during rotation of the object about a rotation axis, which intersects the plane of the flat surface at an angle. Axial slices of the scan image are obtained, each of which represents a slice of the object that is perpendicular to the rotation axis and comprises a line representing the flat surface of the object. The axial slices are shifted to align lines representing the flat surface in different axial slices, thus forming a reoriented 3D image. Alternatively, an axial tilt angle is determined from the positions of these lines and the image is rotated by the determined angle to form a reoriented 3D image.

Correcting axial tilt based on object positions in axial slices of three dimensional image

A system and method for micro computed tomography (CT) reconstruction of position scan data of planar objects, such as stacked integrated circuit chips and/or PCB, that automatically determines object orientation is disclosed for a preferred orientation of the reconstructed images. The object orientation of the sinogram of the scanning data is determined such that the reconstruction may be performed with any starting position. Additionally, planar object scan reconstructions with either a higher resolution in the thickness dimension without increasing the total computation resource or a faster processing speed under a given resolution in the thickness dimension may be achieved. The tilting angle with respect to the rotation axis may also be determined to perform a image rotation after a multi-slice reconstruction or cone-beam reconstruction.

Method and apparatus for reorientated resconstruction of computed tomography images of planar objects

A method of dynamically imaging, calibrating and measuring bump height and coplanarity of a plurality of bumps on a surface is disclosed. The method includes illuminating the plurality of bumps with multispectral light from at least one light source, and receiving light of a first wavelength at an imaging device such that a top view image of at least a portion of the plurality of bumps is captured. The light of the first wavelength is reflected off the plurality of bumps at a first angle from the surface. Light of a second wavelength is received at the imaging device such that at least one oblique side view image of at least a portion of the plurality of bumps is captured. The light of the second wavelength is reflected off the plurality of bumps at a second angle from the surface. The captured images are processed to determine absolute bump height and coplanarity. A corresponding apparatus is also disclosed.
