A semiconductor memory device includes a semiconductor substrate in which a cell region and a core and peripheral region are defined. The device further comprises isolation layers formed in the semiconductor substrate to define active regions, a first gate electrode structure formed in the cell region and a second gate electrode structure formed in the core and peripheral region. Source and drain regions formed in the active regions on respective sides of each of the gate electrode structures and self-aligned contact pads are formed in the cell region in contact with the source and drain regions. An insulating interlayer is formed on the semiconductor substrate between the self-aligned contact pads, and etch stoppers are formed on the insulating interlayer between the self-aligned contact pads in the cell region.

Semiconductor memory device having local etch stopper and method of manufacturing the same

An apparatus for improving the density and uniformity of plasma in the manufacture of a semiconductor device features a plasma chamber having a complex geometry that causes plasma density to be increased at the periphery or edge of a semiconductor wafer being processed, thereby compensating for a plasma density that is typically more concentrated at the center of the semiconductor wafer. By mounting a target semiconductor wafer in a chamber region that has a cross-sectional area that is smaller than a cross-sectional area of a plasma source chamber region, a predetermine flow of generated plasma from the source becomes concentrated as it moves toward the semiconductor wafer, particularly at the periphery of the semiconductor wafer. This provides a more uniform plasma density across the entire surface of the target semiconductor wafer than has heretofore been available.

Apparatus for manufacturing semiconductor device

A semiconductor device including a bit line formed using a damascene technique and a method of fabricating the same. The method includes forming an insulating layer on a substrate, forming a groove by etching the insulating layer to a partial depth, and forming spacers on the inner walls of the groove. An opening is formed by etching the insulating layer disposed under the groove using the spacers as an etch mask. A conductive layer is formed to fill the opening. A capping layer is formed to fill the groove.

Semiconductor device including bit line formed using damascene technique and method of fabricating the same

A method for forming a wire line by a damascene process includes forming a first insulating layer on a semiconductor substrate, etching the first insulating layer to form a contact hole, and forming a first conductive layer over the first insulating layer that fills the contact hole. The first conductive layer is patterned, and a storage node contact is formed that fills the contact hole and is electrically connected to the semiconductor substrate. A hard mask is formed over the storage node contact and the first insulating layer is etched using the hard mask as an etch mask to form a trench in the first insulating layer. A bit line is formed in the trench that is electrically connected to the semiconductor substrate. A second insulating layer is formed that covers the bit line. The second insulating layer and the hard mask are planarized and a storage node of a capacitor is formed on the storage node contact.

Method for forming wire line by damascene process using hard mask formed from contacts

A capacitor for a semiconductor memory device is fabricated by forming a mold layer on a semiconductor substrate that includes a peripheral circuit area and a cell array area which includes a plug in a buried contact hole. A hard mask layer pattern is formed on the mold layer. The mold layer is etched, using the hard mask layer pattern as an etch mask, to form a mold layer pattern. The hard mask layer pattern is then removed from the mold layer pattern or only partially etched back on the mold layer pattern. A capacitor lower electrode is formed along the walls of the buried contact hole and on a surface of the mold layer pattern. A capacitor dielectric layer is formed on the capacitor lower electrode and a capacitor upper electrode is formed on the capacitor dielectric layer.

Methods of fabricating cylinder-type capacitors for semiconductor devices using a hard mask and a mold layer

A gate electrode conductive layer is formed on an active region that is recessed relative to field oxide layers so as to define a damascene structure. The gate electrode conductive layer is formed on the active region but is not formed on a field region so that the thickness of an interlayer insulation layer deposited in a succeeding process is reduced, thereby reducing or preventing voids within the interlayer insulation layer. A polysilicon is formed on the bottom of the active region by selective epitaxial growth, thereby minimizing the influence of micro scratches, pits or stringers occurring on the bottom of the active region.

Semiconductor device including gate electrode having damascene structure and method of fabricating the same

A method of forming an interlevel dielectric layer of a semiconductor device includes filling the gap between conductive lines without the generation of voids or cracks. In the method of forming the interlevel dielectric layer of the semiconductor device, a conductive line is formed on a semiconductor substrate. A polysilazane-family SOG layer is deposited on the semiconductor substrate on which the conductive line is formed. The polysilazane-family SOG layer is baked and etched back until the upper part of the conductive line is exposed using a C-F-family gas having a high C to F ratio, resulting in high etch selectivity ratio of the SOG layer to a silicon nitride layer. A silicon oxide layer, serving as an interlevel dielectric layer, is formed by thermally treating the polysilazane-family SOG layer remaining after the etch back process.

Method of forming interlevel dielectric layer of semiconductor device

A semiconductor device having a metal interconnection structure, and a method of forming a corresponding semiconductor device having a metal interconnection. The semiconductor device includes an interlevel dielectric (ILD) film deposited over a semiconductor substrate. The semiconductor substrate includes gate electrodes thereon separated from each other by an equal distance, and includes junction areas located between the gate electrodes, and is subjected to polishing. A portion of the ILD film aligned with a gate electrode is etched to a depth to form a trench. An anti-short insulating layer is deposited on the ILD film and in the trench. The anti-short insulating layer and the ILD film are etched to form a via hole so as to expose a junction area. The trench and the via hole are filled with metal, thereby resulting in a completed metal interconnection.

Semiconductor device with improved metal interconnection and method for forming the metal interconnection

A method of manufacturing a semiconductor device including various contact studs is provided. According to the method, a plurality of contact holes for various metal contact studs aligned to a bit line, a gate, a semiconductor substrate, or an electrode are formed simultaneously after a capacitor formation process. In this case, an etch stop pattern provided for stopping a selective etching process for forming the contact holes covers the bit line or conductive plugs formed on the semiconductor substrate. The thickness of a first etch stop pattern formed on the bit line or an electrode is similar or substantially the same as a second etch stop pattern formed on conductive plugs. To this end, the method involves selectively removing a capping insulating layer on the bit line for a self aligned contact (SAC) process for forming a conductive pad connected to a capacitor and then depositing a separate etch stop layer. Alternatively, the method may involve reducing the thickness of the capping insulating layer to use it as the first etch stop pattern and forming another second etch stop pattern. In this case, a process of patterning an upper electrode of a capacitor is performed, followed by a process of etching the capping insulating layer.

Method of manufacturing semiconductor memory device including various contact studs

A self-aligned contact hole is formed in a cell area of a semiconductor device, and then a polysilicon layer is formed on both the cell area and a peripheral circuit area. A first etch back process is performed using a reactant etching gas, such as Cl,gas, having a high etching rate with respect to the polysilicon layer. This first etch back process on the polysilicon layer is stopped before exposing the top surface of a capping layer in the peripheral circuit area, thereby leaving a thin polysilicon film on the capping layer. A second etch back process is then performed to form a polysilicon node filling the self-aligned contact hole in the cell area. In the second etch back process, an etching reactant gas, such as HBr gas, is used, which has a high etching selectivity of polysilicon with respect to the capping layer.
