The present disclosure includes apparatuses, methods, and systems for pre-decoder circuitry. An embodiment includes a memory array including a plurality of memory cells, decoder circuitry coupled to the memory array, wherein the decoder circuitry comprises a p-type transistor having a first gate, a first n-type transistor having a second gate, and a second n-type transistor having a third gate, and pre-decoder circuitry configured to provide a bias condition for the first gate, the second gate, and the third gate to provide a selection signal to one of the plurality of memory cells, wherein the bias condition comprises zero volts for the first gate, the second gate, and the third gate for a positive configuration for the memory cells and a negative voltage for the third gate and zero volts for the first gate and the second gate for a negative configuration for the memory cells.

Pre-decoder circuitry

Methods, systems, and devices for decoder architecture for memory device are described. An apparatus includes a memory array having a memory cell and an access line coupled with the cell and a decoder having a first stage and a second stage. The decoder supplying a first voltage during a first access operation and a second voltage during a second access operation to the access line. The second stage of the decoder includes a first transistor that supplies the first voltage based on a third voltage at the source of the first transistor exceeding a fourth voltage at a gate of the first transistor and a first threshold voltage. The second stage includes a second transistor that supplies the second voltage based on a fifth voltage at a gate of the second transistor exceeding a sixth voltage at the source of the second transistor and a second threshold voltage.

Decoder architecture for memory device

A decoder in an integrated circuit memory device having: a positive section having a first input line; a negative section having a second input line; and an output line connected from both the positive section and the negative section to a voltage driver connected to a memory cell. The positive section and the negative section are controlled by a polarity control signal. When the polarity control signal indicates positive polarity, the positive section drives the output line according to signals received in the first input line; and when the polarity control signal indicates negative polarity, the negative section drives the output line according to signals received in the second input line.

Mux decoder with polarity transition capability

Apparatuses and methods for address detection are disclosed herein. An example apparatus it an address filter and an address tracking circuit. The address filter may be configured to receive a first address and to determine whether the first address matches an address of a plurality of addresses associated with the address filter. The address tracking circuit may be coupled to the address filter and configured to store the first address responsive to a determination that the first address matches an address of the plurality of addresses associated with the address filter. The address tracking circuit may further be configured to receive a second address and to change a count associated with the first address based on the second address matching the first address. The address tracking circuit may be configured to selectively provide the first address responsive to the count.

Apparatuses and methods for address detection

A timing control circuit in an integrated circuit memory device. The circuit has an input line, a first output line and a second output line. The input line configured to receive a control signal for the timing control circuit to generate, a first selection input on the first output line and a second selection input on the second output line. In response to the control signal transitioning from a first state to a second state, the first selection input completes a first transition before the second selection input starts a second transition (e.g., for selection between 0V and &#x2212;4.5V); and in response to the control signal transitioning from the second state to the first state, the second selection input completes a third transition before the first selection input starts fourth transition (e.g., for selection between 5V and 1.2V). The sequential transitions avoid simultaneous selection of 5V and &#x2212;4.5V.

Timing control of voltage supply during polarity transition

A decoder in an integrated circuit memory device having: a positive section having a first input line; a negative section having a second input line; and an output line connected from both the positive section and the negative section to a voltage driver connected to a memory cell. The positive section and the negative sections are controlled by a polarity control signal. When the polarity control signal indicates positive polarity, the positive section drives the output line according to signals received in the first input line; and when the polarity control signal indicates negative polarity, the negative section drives the output line according to signals received in the second input line.

Various embodiments comprise methods and related apparatuses formed from those methods for placing at least portions of peripheral circuits under a DRAM memory array, where the peripheral circuits are used to control an operation of the DRAM memory array. In an embodiment, a memory apparatus includes a DRAM memory array and at least one peripheral circuit formed under the DRAM memory array, where the at least one peripheral circuit includes at least one circuit type selected from sense amplifiers and sub-word line drivers. Additional apparatuses and methods are also disclosed.

Peripheral logic circuits under DRAM memory arrays

The present disclosure relates generally to improved systems and methods for control of one or more timing signals in a memory device. More specifically, the present disclosure relates to configurable duty cycle correction at one or more DQ pins (e.g., data input/output (I/O) pins) of the memory device. For example, the memory device may include a configurable phase splitter and/or selective capacitive loading circuitry implemented to adjust the duty cycle of a timing signal at one or more DQ pins during and/or after manufacture of the memory device. Accordingly, the memory device may include increased flexibility and granularity of control over the one or more timing signals.

Per lane duty cycle correction

Apparatuses and methods for address detection are disclosed herein. An example apparatus includes an address filter and an address tracking circuit. The address filter may be configured to receive a first address and to determine whether the first address matches an address of a plurality of addresses associated with the address filter. The address tracking circuit may be coupled to the address filter and configured to store the first address responsive to a determination that the first address matches an address of the plurality of addresses associated with the address filter. The address tracking circuit may further be configured to receive a second address and to change a count associated with the first address based on the second address matching the first address. The address tracking circuit may be configured to selectively provide the first address responsive to the count.

A booting circuit, used during antifuse programming, that has a clamping circuit designed to prevent a programming voltage from being unnecessarily limited by other components in an integrated circuit. The booting circuit is connected between an external interface, such as a bond pad, and an internal line, and is activated when the programming voltage is being applied directly to the internal line (i.e., not through the external interface). When activated, the clamping circuit allows a suitable and sufficiently high voltage to be applied to the internal line to properly program the antifuses while also clamping the amount of voltage seen at the external interface.

Method of programming a programmable element in a memory device

A reference circuit generates a reference voltage from a supply voltage. The reference circuit includes a current generating unit for generating generated currents. An output unit of the reference circuit generates the reference voltage based on the generated currents. A startup unit of the reference circuit allows the reference voltage to switch between different voltages levels in different modes.
