Methods of making and using the matting agents are also disclosed.

The present invention provides polymer compositions having improved corrosivity, color stability and clarity. Also disclosed is a process of preparing the polymers. The process may comprise incorporating into the polymer an acid neutralizing amount of an amorphous aluminum silicate. The amorphous aluminum silicate may be present in the polymer in an amount such that the polymer composition having a Corrosivity Index of less than 6. Disclosed are silica bound zeolite adsorbent particles which possess high volumetric gas adsorption capacity for the adsorption and/or desorption of gases. The adsorbent are highly effective as a gas source in volumetrically constrained applications. The silica-bound zeolite adsorbents possess a relatively high zeolite content simultaneously with a relatively low intra-particle pore volume as compared to the clay bound zeolite aggregates heretofore used as a gas source in volumetrically constrained environments, e.g. instant beverage carbonation processes, devices or systems.

The support of the present invention is a structure comprising alumina core particulate having high porosity and surface area, wherein the structure has from about 1 to about 40 weight percent silica in the form of cladding on the surface area of said alumina core. The resultant support has a normalized sulfur uptake (NSU) of up to 15 &#x3bc;g/m.

Adsorbent particles comprising superparamagnetic and/or low Curie Temperature transition metal-containing cores surrounded by a hydrous siliceous oxide coating can be formed by an aqueous process wherein the core is precipitated from an aqueous solution and a siliceous oxide coating is deposited thereon while complete drying of the core is avoided until after the siliceous oxide is deposited. The resulting siliceous adsorbents exhibit strong superparamagnetic and/or low Curie temperature magnetic properties with low transition metal leachability.

Method for adsorbing substances using silica adsorbent on magnetic substrate

Autoclaving slurries of porous, inorganic oxide particles results in an increased abrasiveness of the particles as reflected in increased removal rates of a polished substrate at standard polishing conditions in chemical mechanical polishing operations. Slurries having novel abrasion properties, especially for silica-based slurries, are created. The increase in particle abrasivity strongly correlates with a decrease in particle surface area as determined by N adsorption (BET method). As a result, methods for obtaining a desired abrasivity for a slurry can be practiced by heating a slurry of inorganic oxide particles to a BET surface area previously identified as associated with the abrasivity desired. The resulting slurries can be used in conventional polishing machinery. The method is particularly suitable for preparing silica-based abrasive slurries.

Slurries of abrasive inorganic oxide particles and method for adjusting the abrasiveness of the particles

Oxidizing agents are added to slurries of inorganic oxides which have been heated, e.g., autoclaved, to produce abrasive slurries which impart relatively equal polishing rates for conductive metal and insulating layers used to make semiconductor chips. A relatively flexible abrasive slurry in terms of its abrasivity is also provided by this slurry, thereby permitting the modification of a copper polishing slurry's abrasivity when a new insulating material is used to make a chip. When using this method, an increase in particle abrasivity of this slurry can be correlated with a decrease in particle surface area as determined by N adsorption (BET method) and abrasivity can be increased (or decreased) by heating the slurry to produce particles with a surface area determined to have the abrasivity desired. The method is particularly suitable for preparing silica-based abrasive slurries and the slurries prepared are particularly useful for polishing chips made with copper conductive circuits and silica-based insulating layers.

Slurries of abrasive inorganic oxide particles and method for polishing copper containing surfaces

A dispersion comprising fine porous inorganic oxide particles, e.g., silica gel particles, wherein the particles have a median particle size below three microns. The dispersed particles have a porosity after drying in which at least about 0.50 cc/g of pore volume is from pores having a pore size of 600 &angst; or less as determined by nitrogen porosimetry. Embodiments prepared from silica gel have porosity after drying in which at least about 0.7 cc/g of pore volume is from pores having a diameter of 600 &angst; or smaller. The particles of the dispersion also can be described as having viscosity derived pore volume of at least about 0.5 g/cc. The dispersion is prepared by forming a dispersion from inorganic oxides having sufficient rigid structure to maintain porosity after milling and drying. After the inorganic oxide is selected, it is milled to have a median particle size of 0.05 to about 3 microns. In embodiments in which stable dispersions of fine porous particles are desired without the addition of substantial amounts of dispersant, or if dispersions having a median particle size less than one micron are desired, the dispersion is created by, for example, centrifuging the milled slurry to obtain a settled phase and a supernatant phase in which the median particle size is in the range of 0.05 to about 1 micron. The supernatant phase is then separated from the settled phase to create the final product.
