An operating method of a memory system includes: reading a first data from a particular data group among a plurality of data groups included in a memory device; performing a first error correction code (ECC) decoding for the first data; when the first ECC decoding fails, reading a plurality of the remaining data other than the first data from the particular data group; performing a second ECC decoding for the plurality of the remaining data; when the second ECC decoding fails, identifying data, to which the second ECC decoding fails, among the plurality of the remaining data; obtaining first and second soft read values respectively corresponding to the first data, to which the first ECC decoding fails, and the second data, to which the second ECC decoding fails; determining reliability of the first and second data based on the first and second soft read values; and correcting the first data based on the reliability of the first and second data.

A nonvolatile memory system includes a nonvolatile memory device including a distribution table suitable for storing recovery read level intervals that are set by being changed through multiple stages according to a distribution value of threshold voltage levels of a plurality of memory cells, measured at a reference read level, is changed through the multiple stages; and a memory controller suitable for reading measurement data from the memory cells by additionally using a measurement read level, searching for a difference value between the normal data and the measurement data from the multiple stages of distribution values stored in the distribution table, and recovering the normal data based on a recovery read level interval corresponding to a searched distribution value, when an error occurs in normal data read from the memory cells by using the reference read level.

An operation method of a semiconductor memory system includes performing a first error correction code (ECC) decoding on a first data stored in the semiconductor memory system, wherein the first data includes user data, an ECC data for the user data and a status data for the user data; and performing a second ECC decoding on the user data by changing a read voltage based on the status data of the first data when the first ECC decoding on the user data fails.

Semiconductor memory device and operating method thereof

Second data is generated by re-reading first data using a second read voltage when a first ECC decoding to first data using a first read voltage fails. Third data is generated by performing a second ECC decoding to the second data. An error-bit-number, which is a number of bits different between the second data and the third data, is obtained when the second ECC decoding fails. The process is repeated by changing the second read voltage until the error-bit-number is smaller than a predetermined threshold value. A third ECC decoding is performed to an optimal data that is the second data read using the second read voltage, with which the error-bit-number is smaller than the predetermined threshold value.

A memory includes a cell string including a plurality of memory cells connected in series, a bit line connected to the cell string, a voltage transfer unit configured to electrically connect the bit line and a sensing node in response to a control signal, and a page buffer configured to sense a voltage of the bit line through the sensing node in a sensing period, wherein the page buffer decides a voltage level of the control signal based on a threshold voltage of the target memory cell, which corresponds to a verification target among the plurality of memory cells in the sensing period.
