Electronic device and method for fabricating electronic device

A method of fabricating a semiconductor device is provided. The method includes an intermediate pattern structure on a substrate. The intermediate pattern structure includes a pair of first conductive lines extending in a first direction, a pair of first conductive connectors connecting end portions the pair of first conductive lines to each other, a pair of second conductive lines intersecting the pair of first conductive lines, and a pair of second conductive connectors connecting end portions of the pair of second conductive lines to each other. The first and second conductive connectors are selectively removed using a cut mask pattern to separate the pair of first conductive lines from each other and to separate the pair of second conductive lines from each other.

Methods of manufacturing semiconductor devices including a cross point cell array

In order to fabricate a semiconductor device, a semiconductor substrate in a peripheral region is etched to form a plurality of holes. A gap-filling material is buried in the holes of the semiconductor substrate in the peripheral region, and first and second device isolation films are formed in the semiconductor device. A fin structure is formed by recessing the gap-filling material, and a gate is formed over a surface including the fin structure. As a result, operation characteristics of transistors formed in the peripheral region are improved and the short channel effects are also reduced.

A semiconductor device and a method for fabricating the same are provided which can increase the effective channel area and maintain a transistor characteristic. Since the semiconductor device comprises a recess filled with a gate spacer, a gate threshold voltage can be maintained even though the ion-implanting concentration of the active region is not uniform. The semiconductor device comprises: a device isolation film that defines an active region formed over a semiconductor substrate; a line-type recess with a given depth formed to be extended along a first direction to intersect at the active region; and a gate formed to be extended along a second direction to intersect at the active region, wherein a spacer including a high K material is disposed at sidewalls.
