The L dislocation has a density equal to or lower than 300 dislocations/cm, preferably, 100 dislocations/cm, since the L dislocation has large distortion and causes generation of leakage current. Thus, the silicon carbide single crystal with high quality is suitable for a device production which can suppress the leakage current.

A refined SiC single crystal that includes a small number of defects is provided as follows. At a first growth step, a first seed crystal is formed from a crude SiC single crystal, and a first grown crystal is formed on a first growth surface, which is a plane having an inclination of 20 degrees or smaller from a {1-100} plane or an inclination of 20 degrees or smaller from a {11-20} plane. At an intermediate growth step, an n growth crystal is formed on an n growth surface, which is a plane having an inclination of 45 to 90 degrees from an (n&#x2212;1) growth surface and an inclination of 60 to 90 degrees from a {0001} plane. At a final growth step, a final SiC single crystal is formed on a final growth surface, which has an inclination of 20 degrees or smaller from a {0001} plane.

It is the purpose of the present invention to prevent a macroscopic defect in the production of an SiC single crystal. SiC source material powder and an SiC seed crystal are disposed inside a graphite crucible, and the SiC source material powder is thermally sublimated and recrystallized on a front surface of the SiC seed crystal to grow an SiC single crystal. In this sublimation-recrystallization method, a protection layer is provided on a back surface of the SiC seed crystal. The SiC seed crystal is mechanically supported by a supporting part disposed on the graphite crucible without bonding. Thereby, it is possible to improve the thermal maldistribution on the back surface of the SiC seed crystal and possible to suppress damage of the protection layer due to the thermal maldistribution. Thus, macroscopic defects in the grown SiC single crystal are preferably suppressed.

To produce a SiC crystal in a shape which is used as a wafer, a guide is disposed around a SiC crystal substrate so as to cover a peripheral portion of the SiC crystal substrate. Temperature of the guide may be made higher than the sublimation temperature of the SiC when a SiC crystal is disposed upon and caused to grow on the SiC crystal substrate, thereby controlling and restricting the SiC crystal growth in the direction of the guide. Additionally, when the guide is formed in a substantially hexagonal tube shape, the SiC crystal can be produced in a hexagonal pole shape. In this case, when alignment is made between each diagonal passing through a center of the hexagon shape of the guide and specific direction (<11{overscore (2)}0> or <1{overscore (1)}00> of the SiC crystal substrate), the SiC crystal becomes aligned accordingly.

A hydraulic braking pressure control apparatus for an automotive vehicle includes a master cylinder mounted on a brake booster for applying a braking force, a master cylinder reservoir provided on the master cylinder for supplying hydraulic fluid to the master cylinder, and a solenoid valve body mounted on the master cylinder. The solenoid valve body includes a plurality of solenoid valves and a fluid circuit operatively connected to the master cylinder for generating a braking pressure to be supplied to wheel brake cylinders. A pump body is mounted on the master cylinder and includes a pump device for returning hydraulic fluid to the master cylinder and the solenoid valve body. A pump motor drives the pump device, with the pump motor being mounted on the master cylinder and being symmetrically disposed with respect to the solenoid valve body.

Hydraulic braking pressure control apparatus for an automotive vehicle

A booster, for use as an automotive brake booster is disclosed which works quickly at the beginning of an operation sequence. The booster has a housing with a piston capable of sliding in the opening of the housing and acting on a diaphragm dividing the inside of the housing into a constant pressure chamber and a variable pressure chamber. An output rod is provided having a rear end portion inserted in the power piston. A reaction disk is mounted between the output rod and the power piston with a retainer mounted on the power piston on the side of the constant pressure chamber. The retainer prevents the output rod from coming off and also causes the output rod to push the reaction plate toward the piston.

A reservoir assembly comprises a pair of cup-shaped housing members each made of thermoplastic resin and having an opening end, the housing members being integrally secured by heat welding to each other at their opening ends, and a partition plate arranged within the housing members to subdivide the interior of the reservoir assembly into two chambers. In the reservoir assembly, one of the housing members is formed at the opening end portion thereof with a stepped inner wall which is coupled with the outer periphery of the partition plate in such a manner that the partition plate is positioned inside the opening end of the housing member and fastened in place by an annular bead which is radially inwardly extruded at the opening end of the housing member during the heat welding process.

A pressure control valve assembly in a split brake system having two separate pressure lines comprises two valve pistons subjected to pressure from separate pressure sources so as to control the outlet pressure admitted to the respective rear wheel brakes. The valve assembly further comprises two movable members each in alignment with each of two valve pistons and subjected to the pressure of two pressure lines at each end thereof and two springs each interposed between a respective piston and movable member for normally urging the piston in the valve closing direction. The hydraulic failure of one of two pressure lines causes the movable member to move in the direction wherein no biasing force of the spring may be imparted to the valve piston.

A brake pressure control apparatus for a split braking system includes a pair of brake pressure proportioning control valve assemblies between separate fluid pressure sources and wheel cylinders for each of braking fluid lines. When one of separate sources relating to one of the proportioning control valve assemblies fails to operate, the other of the proportioning control valve assemblies is forced into its non-operating position so that the braking pressure is directly transmitted from the other fluid pressure source to the other of wheel cylinders.

Brake pressure control apparatus for split braking system

A control valve assembly for vehicle hydraulic brake systems having dual or split hydraulic pressure lines, including a body having two coaxial hydraulic chambers, one chamber being in one pressure line, and the other chamber in the other pressure line. A piston in each chamber is axially and serially arranged with the other piston, the pistons abutting each other at one end. Movement of each piston opens and closes a valve in the respective chamber which opens and closes the respective hydraulic pressure line. Hydraulic pressure acts on a circumferential step on each piston tending to close the valves. A single spring acts on the other end of one piston biasing both pistons in one direction tending to open the valves.
