A semiconductor device with improved reliability is provided. The semiconductor device is characterized by its embodiments in that sloped portions are formed on connection parts between a pad and a lead-out wiring portion, respectively. This feature suppresses crack formation in a coating area where a part of the pad is covered with a surface protective film.

A contact and a copper interconnect line as an uppermost interconnect layer are buried in an interlayer insulating film. A pad area including aluminum alloy (such as AlCu or AlSiCu) is buried in a predetermined area of the copper interconnect line. A gold wire is bonded to the pad area.

A semiconductor device has a multilayer interconnection structure in which a plurality of interconnection layers is formed in an insulating film. The multilayer interconnection structure has a first metal film made of a first material and functioning as a first interconnection belonging to an interconnection layer other than an uppermost interconnection layer, a second metal film made of a second material and functioning as a second interconnection belonging to the uppermost interconnection layer, a third metal film made of the first material and belonging to an interconnection layer other than the uppermost interconnection layer and functioning as a bonding pad, an opening formed in the insulating film and having its bottom defined by the third metal film, and a bonding wire connected to the third metal film through the opening. The second material has a lower resistance and is more susceptible to oxidation than the first material.

Method of manufacturing semiconductor device and semiconductor device

To provide excellent reliability and high yield of a semiconductor device that has a multi-wiring structure by using a fluorine-containing silicon oxide film as an interlayer insulating film. A fluorine-containing silicon oxide film is formed so as to cover a lower layer metal wiring. A TEOS film is formed on the fluorine-containing silicon oxide film. After planarizing the TEOS film with the CMP method, an SiH -based silicon oxide film that is suitable for capturing fluorine is formed on the TEOS film. Metal wirings are formed on the SiH -based silicon oxide film. A predetermined heat treatment is performed to capture fluorine inside the SiH -based silicon oxide film. The SiH -based silicon oxide film is patterned to the same pattern as the metal wirings. After diffusing fluorine into the atmosphere from the exposed area of the TEOS film, a silicon nitride film is formed on the metal wirings.

A fourth and a fifth interlayer insulating film are formed and a connecting hole which passes through these films is formed. The connecting hole is filled with a metallic plug. The exposed surface of the fifth interlayer insulating film and metallic plug is etched back by dry etching in an atmosphere containing CF gas. Thus, the step difference between the surfaces of the metallic plug and fifth interlayer insulating film is reduced. The shape of the connecting hole is shaped so that its opening has a larger diameter at its upper position. The surfaces of the fifth interlayer insulating film and metallic plug are exposed to plasma atmosphere containing oxygen, irradiated with the light having a wavelength of several 10 nm to 400 nm or subjected to the sputter etching using an Ar gas.

A semiconductor device includes a pad electrode and a main electrode layer of the pad electrode has a plan view shape of one selected from the group consisting of a near circle, a near ellipse, a near polygon with at least one internal angle larger than 90 degrees and a near polygon with at least one corner chamfered or rounded. The main electrode layer is connected to a lower electrode layer beneath the man electrode layer via a connection hole interposed therebetween and a lower protruding section is provided beneath the lower electrode layer. A stress buffer insulating partition and a stress buffer protruding section are more preferably provided at corners of the layers, connection hole and lower protruding section.

Semiconductor device and fabrication process therefor

A method of manufacturing a semiconductor device with high reliability is provided in which an insulating property of an insulating layer is high and connection failure is prevented. The semiconductor device includes: a silicon substrate; a low-temperature aluminum film formed on silicon substrate and including a polycrystal; and a high-temperature aluminum film. An opening is formed in a surface of a high-temperature aluminum film by a crystal grain boundary. A distance between side walls of the opening becomes small as closer to silicon substrate.
