Direct bonded stack structures for increased reliability and improved yields in microelectronics are provided. Structural features and stack configurations are provided for memory modules and 3DICs to reduce defects in vertically stacked dies. Example processes alleviate warpage stresses between a thicker top die and direct bonded dies beneath it, for example. An etched surface on the top die may relieve warpage stresses. An example stack may include a compliant layer between dies. Another stack configuration replaces the top die with a layer of molding material to circumvent warpage stresses. An array of cavities on a bonding surface can alleviate stress forces. One or more stress balancing layers may also be created on a side of the top die or between other dies to alleviate or counter warpage. Rounding of edges can prevent stresses and pressure forces from being destructively transmitted through die and substrate layers. These measures may be applied together or in combinations in a single package.

Direct bonded stack structures for increased reliability and improved yield in microelectronics

Apparatus and method relating generally to electronics are disclosed. In one such an apparatus, a film assembly has an upper surface and a lower surface opposite the upper surface. A dielectric film of the film assembly has a structured profile along the upper surface or the lower surface for having alternating ridges and grooves in a corrugated section in an at rest state of the film assembly. Conductive traces of the film assembly conform to the upper surface or the lower surface in or on the dielectric film in the corrugated section.

In various embodiments, a bonded structure is disclosed. The bonded structure can include an element and a passive electronic component having a first surface bonded to the element and a second surface opposite the first surface. The passive electronic component can comprise a first anode terminal bonded to a corresponding second anode terminal of the element and a first cathode terminal bonded to a corresponding second cathode terminal of the element. The first anode terminal and the first cathode terminal can be disposed on the first surface of the passive electronic component.

Configurable smart object systems with methods of making modules and contactors are provided. Example systems implement machine learning based on neural networks that draw low power for use in smart phones, watches, drones, automobiles, and medical devices. Example assemblies can be configured from pluggable, interchangeable modules that have compatible ports for interconnecting and integrating functionally dissimilar sensor systems. An example method includes mounting an element of a configurable machine learning assembly on a substrate, creating at least one fold in the substrate, folding the substrate at the fold into a housing of a module of the configurable machine learning assembly, and adding a molding material to the housing to at least partially fill the module of the configurable machine learning assembly. The example module construction may also form contactors on folded edges of the module for making physical and electrical contact with other modules of the smart object machine learning assembly.

Configurable smart object systems with grid or frame-based connectors are provided. Example systems implement machine learning based on neural networks that draw low power for use in smart phones, watches, drones, automobiles, and medical devices, for example. Example assemblies can be configured from pluggable, interchangeable modules that have compatible ports with magnetic electrical contacts for interconnecting and integrating functionally dissimilar sensor systems. An example system has a clip attachable to a substrate for securing a smart object module to the substrate, and a housing of the clip with a geometry for aligning electrical contacts of the smart object module with electrical contacts of the substrate. The clip may have a compliant layer to provide spring, resilience, or pressure to securing the smart object module to the substrate. The clip may also integrate features of a secure digital (SD) port and a universal serial bus (USB) port. The clip may be either permanently affixed to the substrate, or removable, to make an expandable smart object system.

Deformable electrical contacts with conformable target pads for microelectronic assemblies and other applications are provided. A plurality of deformable electrical contacts on a first substrate may be joined to a plurality of conformable pads on a second substrate during die level or wafer level assembly of microelectronics, for example. Each deformable contact deforms to a degree that is related to the amount of joining pressure between the first substrate and the second substrate. The deformation process also wipes each respective conformable pad with the deformable electrical contact to create a fresh metal-to-metal contact for good conduction. Each conformable pad collapses as pressured by a compressible material to assume the approximate deformed shape of the electrical contact, providing a large conduction surface area, while also compensating for horizontal misalignment. Temperature can be raised to melt a dielectric, which encapsulates the electrical connections, equalizes gaps and variations between the two substrates, and permanently secures the two substrates together.

Example systems implement machine learning based on neural networks that draw low power for use in smart phones, watches, drones, automobiles, and medical devices, for example. Example assemblies can be configured from pluggable, interchangeable modules that have compatible ports with magnetic electrical contacts for interconnecting and integrating functionally dissimilar sensor systems. The magnetic electrical contacts physically couple the interfaces together or to a motherboard socket while providing an electrical coupling across the coupled magnetic contacts. The magnetic electrical contacts may arrayed in a reversible configuration so that a module or plug connection is reversible. A controller may dynamically assign power, ground, and data channels to the magnetic electrical contacts on the fly as the system is configured or reconfigured. The controller may also extend a network across the modules connected through the magnetic electrical contacts and modify the network as the magnetic electrical contacts are attached, detached, and reattached.

An interposer () has contact pads at the top and/or bottom surfaces for connection to circuit modules (e.g. ICs). The interposer includes a substrate made of multiple layers (). Each layer can be a substrate (S), possibly a ceramic substrate, with circuitry. The substrates extend vertically. Multiple interposers are fabricated in a single structure () made of vertical layers () corresponding to the interposers' layers. The structure is diced along horizontal planes () to provide the interposers. An interposer's vertical conductive lines (similar to through-substrate vias) can be formed on the substrates' surfaces before dicing and before all the substrates are attached to each other. Thus, there is no need to make through-substrate holes for the vertical conductive lines. Non-vertical features can also be formed on the substrates' surfaces before the substrates are attached to each other. Other embodiments are also provided.

Interconnection substrates for interconnection between circuit modules, and methods of manufacture

Representative implementations of devices and techniques provide reinforcement for a carrier or a package. A reinforcement layer is added to a surface of the carrier, often a bottom surface of the carrier that is generally under-utilized except for placement of terminal connections. The reinforcement layer adds structural support to the carrier or package, which can be very thin otherwise. In various embodiments, the addition of the reinforcement layer to the carrier or package reduces warpage of the carrier or package.

A microelectronic package can include a substrate having a first surface and a second surface opposite therefrom, the substrate having a first conductive element at the first surface, and a plurality of wire bonds, each of the wire bonds having a base electrically connected to a corresponding one of the first conductive elements and having a tip remote from the base, each wire bond having edge surfaces extending from the tip toward the base. The microelectronic package can also include an encapsulation having a major surface facing away from the first surface of the substrate, the encapsulation having a recess extending from the major surface in a direction toward the first surface of the substrate, the tip of a first one of the wire bonds being disposed within the recess, and an electrically conductive layer overlying an inner surface of the encapsulation exposed within the recess, the electrically conductive layer overlying and electrically connected with the tip of the first one of the wire bonds.
