CMOS switching devices are connected to testing equipment that applies AC to stress the CMOS switching devices. The testing equipment varies rise and fall times of drain and gate voltages, and varies offsets of the drain and gate voltages of the CMOS switching devices. The amount of hot carrier injection (HCI) within the CMOS switching devices is measured when the rise and fall times of the drain and gate voltages cross over, to establish AC HCI contribution to device degradation of the CMOS switching devices. Further, these methods can correlate the AC HCI contribution of the CMOS switching devices to CMOS logic devices based on ring oscillator (RO) degradation of ROs similarly tested or simulated, to produce AC HCI contribution for the CMOS logic devices.

Assessment of HCI in logic circuits based on AC stress in discrete FETs

Embodiments of the present invention provide a semiconductor device that includes a transistor device having a first, a second, and a third node; and an interconnect structure having at least one wire and the wire having a first and a second end with the first end of the wire being connected to one of the first, the second, and the third node of the transistor device. The wire is conductive and adapted to provide an operating current in a first direction during a normal operating mode, and adapted to provide a repairing current in a second direction opposite to the first direction during a repair mode of the semiconductor device. In one embodiment the transistor device is a bipolar transistor with the first, second, and third nodes being an emitter, a base, and a collector of the bipolar transistor. The wire is connected to one of the emitter and the collector. Method of operating the semiconductor device and current supplying circuit for the semiconductor device are also disclosed.

Method of operating transistors and structures thereof for improved reliability and lifetime

A method for recovery of degradation caused by avalanche hot carriers is provided that includes subjecting an idle bipolar transistor exhibiting avalanche degradation to a thermal anneal step which increases temperature of the transistor thereby recovering the avalanche degradation of the bipolar transistor. In one embodiment, the annealing source is a self-heating structure that is a Si-containing resistor that is located side by side with an emitter of the bipolar transistor. During the recovering step, the bipolar transistor including the self-heating structure is placed in the idle mode (i.e., without bias) and a current from a separate circuit is flown through the self-heating structure. In another embodiment of the present, the annealing step is a result of providing a high forward current (around the peak fT current or greater) to the bipolar transistor while operating below the avalanche condition (Vof less than 1 V). Under the above conditions, about 40% or greater of the degradation can be recovered. In yet another embodiment of the present invention, the thermal annealing step may include a rapid thermal anneal (RTA), a furnace anneal, a laser anneal or a spike anneal.

Methodology for recovery of hot carrier induced degradation in bipolar devices

A recovery circuit and a method for employing the same are provided. The recovery circuit has a current driver and, preferably two pass-gates, a first pass-gate connected in series to the current driver and a second pass-gate connected to a ground. The recovery circuit also has a recovery assembly or element and one or more contacts operatively connecting the recovery circuit to a wearout sensitive circuit or circuit element.

Method and circuit for element wearout recovery

A process for in-line testing of a metal-oxide-semiconductor field effect transistor (MOSFET) device for negative bias thermal instability (NBTI), which degrades the gate oxide of the MOSFET device. The process generally comprises four steps. First, a hole injection method is selected that produces approximately the same gate oxide degradation as the NBTI under test. Second, a correlation is established between the NBTI degradation and device shifts due to the selected hole injection degradation method. Third, an in-line procedure is developed based on the hole injection method, using the second step to relate the measured shift to NBTI. Finally, a NBTI specification is defined based on the hole injection method using the second step. The MOSFET device is preferably a p-type MOSFET device and the hole injection method is preferably a channel hot-carrier stress method.

Line monitoring of negative bias temperature instabilities by hole injection methods

A method of determining the effect of the degradation of MOSFET on the frequency of a Ring Oscillator (RO) consisting of an odd prime number of inverter stages, each of the inverters stages having an NMOS and a PMOS field-effect transistor is described. The method includes the steps of: a) selecting one inverter from the inverter stages of the RO, the selected inverter having testable nodes, the testable nodes being connected to inputs and outputs of the NMOS and a PMOS field-effect transistors (FET) forming the selected inverter; b) simultaneously stressing under a set of stress conditions 1) all of the NMOS FETs of each of the inverter stages, 2) all of the PMOS FETs, and 3) all of the NMOS FETs and PMOS FETs in the RO; c) measuring a shift in selected device parameters in the selected inverter; d) measuring a frequency degradation of the entire RO; and e) establishing a relationship between the shift in the device parameters and the frequency degradation and relating the relationship to a known degradation mechanism Furthermore, on-chip pass gates controlled by appropriate off-chip DC voltage signals, allow parallel DC stressing, as well as forcing an off-chip AC voltage waveform to a given MOSFET type device (either PMOSFET or NMOSFET) on every inverter stage of the RO. The RO circuit makes it possible to investigate the effect on the RO frequency degradation, caused by any DC MOSFET degradation mechanism as well as by any external AC voltage waveform known to be representative of a critical circuit operation. Thus, the dependence of the RO frequency on device degradation mechanisms activated during a critical circuit operation can be carefully investigated and quantified.

Ring oscillator design for MOSFET device reliability investigations and its use for in-line monitoring

A MOSFET test structure and associated electronics for rapidly heating the MOSFET gate oxide and for applying a stress voltage to the gate. The structure has at least one polysilicon gate with two spaced contacts that permit a heating current to flow through the gate thus rapidly raising the gate temperature to a desired level. External electronics permit applying a measured stress voltage to the gate. The structure is particularly useful in NBTI testing of p-MOSFETs.

Method and structure for in-line monitoring of negative bias temperature instability in field effect transistors

A structure is fabricated comprising a substrate, a dielectric layer formed over the substrate, and a single crystal layer of a compound formed over the dielectric layer. The single crystal layer is formed by the chemical reaction of at least a first element with an initial single crystal layer of a second element on the dielectric layer having an initial thickness of about 100 to about 10,000 angstroms. According to another aspect, a carbide single crystal layer is provided on a substrate by depositing carbon from a solid carbon source at a low rate and low temperature, followed by reacting the carbon with the underlying layer to convert it to the carbide.
