In one aspect a method of fabricating an n-doped strained germanium (Ge) film is disclosed, which includes depositing a strained Ge film on an underlying substrate, implanting at least one electron-donating dopant in the Ge film, and exposing the implanted Ge film to one or more laser pulses having a pulsewidth in a range of about 1 ns to about 100 ms so as to generate a substantially crystalline strained Ge film. In some embodiments, the pulses can cause melting followed by substantial recrystallization of at least a portion of the implanted Ge film. In some embodiments, the resultant Ge film can have a thickness in a range of about 10 nm to about 1 microns.

N-type doping of strained epitaxial germanium films through co-implantation and nanosecond pulsed laser melting

In one aspect, a method of processing a semiconductor substrate is disclosed, which comprises incorporating at least one dopant in a semiconductor substrate so as to generate a doped polyphase surface layer on a light-trapping surface, and optically annealing the surface layer via exposure to a plurality of laser pulses having a pulsewidth in a range of about 1 nanosecond to about 50 nanoseconds so as to enhance crystallinity of said doped surface layer while maintaining high above-bandgap, and in many embodiments sub-bandgap optical absorptance.

Creation of hyperdoped semiconductors with concurrent high crystallinity and high sub-bandgap absorptance using nanosecond laser annealing

This invention includes an adjustable boat top, that can be lowered in order to permit the boat to travel under bridges and other obstructions that might otherwise preclude the passage or movement of the boat. The boat top is lowered as the boat top slides forward to the front to the boat. The top frame of the boat top is supported by a forward frame and a rearward frame, which may be connected to pivots on the deck surface. In lowering the boat top, the pivots are unlocked so that the forward frame and rearward frame can pivot forward. In a preferred embodiment of the invention, the raising and lowering of the boat top uses a piston assist, but the raising and lowering of the boat top can also be done manually. Preferably, the area of the boat from the pivots out to the side of the boat are not impeded by the boat top in either raised or lowered positions.

Adjustable boat top

An ignition disabling anti-theft device (16) for a motor vehicle in which circuit switching devices (18 and 20) are used to disable the ignition system (6) of a vehicle every time the vehicle engine is shut off. The ignition sysem (6) can be enabled only by the application of battery voltage from a pre-existing vehicle electrical circuit through a secret switch (10). Further, the anti-theft device only disables the RUN circuit to the vehicle ignition system allowing the engine starter circuit to operate and the engine to start normally either with an unauthorized key or by splicing wires in the ignition circuit. When the starter circuit is deactivated after engine start, the engine will die, simulating an out of tune engine. A bypass switch (8) is provided to allow normal, unprotected operation of the engine ignition system when required.
