An integrated circuit includes a ring oscillator circuit and a plurality of logic paths. Each logic path comprises a path input connection, a path output connection and an input multiplexer, which has an output connection that is connected to the path input connection of the logic path. Each logic path, beginning with a first logic path, is assigned a respective subsequent logic path by virtue of the path output connection of the logic path being connected to a data input connection of the input multiplexer of the subsequent logic path. A last logic path of the logic paths is assigned the first logic path as subsequent logic path. For each logic path, the multiplexer is configured such that, when a control signal that indicates a test mode is fed thereto, it connects the data input connection of the input multiplexer to the path input connection of the logic path.

Integrated test circuit, test assembly and method for testing an integrated circuit

One exemplary embodiment describes an integrated circuit, comprising a multiplicity of scan flip-flops, a multiplicity of ring oscillator circuits, wherein each ring oscillator circuit comprises a chain of logic gates comprising a plurality of logic gates connected in succession, an input multiplexer for the chain, and a feedback line from an output connection of the last logic gate of the chain to a data input connection of the input multiplexer. Each ring oscillator circuit is assigned a scan flip-flop group that contains at least one of the multiplicity of scan flip-flops. The input multiplexer of the ring oscillator circuit is controlled depending on a control bit stored by the at least one scan flip-flop of the scan flip-flop group assigned to the ring oscillator circuit such that the input multiplexer outputs an output bit fed back via the feedback line to the first logic gate of the chain or that the input multiplexer outputs a input bit that is to be processed by the chain to the first logic gate of the chain. The ring oscillator circuits are assigned different scan flip-flop groups.

Integrated circuit, test assembly and method for testing an integrated circuit

An integrated circuit with self-test circuit is provided. The integrated circuit includes at least one logic circuit, at least one input storage element for storing work data, at least one output storage element, an input test storage element for storing test data, and at least one output test storage element, wherein the logic circuit is selectively connected to the input storage element on the input side, such that the input storage element provides the work data to the logic circuit, or is connected to the input test storage element on the input side, such that the input test storage element provides the test data to the logic circuit, wherein the logic circuit is further connected to the output storage element and the output test storage element on the output side, such that the logic circuit feeds data to the output storage element and/or to the output test storage element, and wherein the output storage element is configured to process the data from the logic circuit if the work data are provided to the logic circuit, and not to process the data from the logic circuit if the test data are provided to the logic circuit.
