A process for spreading and flowing in a flowable dielectric during manufacture of an integrated circuit resulting in greater planarity and better gap filling ability. The process involves spinning the integrated circuit while controlling evaporation of the solvent from the flowable dielectric to increase the amount of flow in time and decrease spin velocity during flow in to improve planarity in gap filling ability. The process includes supporting the integrated circuit in a chamber; dispensing the flowable dielectric in a solvent on the integrated circuit in the chamber; covering the integrated circuit to provide a controllable environment within the chamber after the step of dispensing; spinning the integrated circuit while controlling the controllable environment to spread and flow in the flowable dielectric; uncovering the integrated circuit within the chamber; spinning the integrated circuit to spin off flowable dielectric; and curing the flowable the flowable dielectric.

An apparatus is described for vacuum degassing and curing a spin-on-glass layer on an article. The machine has a chamber into which an article, such as at least one or more semiconductor wafers are moved by appropriate means. Means are provided for causing the chamber to be evacuated and for continuing to maintain the vacuum at less than about 100 mtorr. The temperature of the article is maintained at a substantially constant level within a first range of temperature by appropriate means during the vacuum degassing. Means are provided to ramping the temperature at a controlled rate from the first range of temperature up to the desired second range of temperature for curing of the spin-on-glass layer. The temperature of the article is maintained at a substantially constant level within the second range of temperature by suitable means for the curing. Means are provided to allow a constant inert gas flow to fill the chamber under the vacuum conditions during the operation. Means are provided for cooling the chamber and the article.

A method is described for planarization of dielectric layers between conductor layers in multilayer metallurgy of submicron integrated circuit devices. The method begins with the integrated circuit intermediate product having devices, such as FETs or bipolar formed therein, but before interconnection metallurgy has been formed on the principal surface of the product. The principal surface has a patterned conductive layer at its surface. The spin-on-glass sandwich now is begun to be formed by depositing a silicon dioxide coating over the patterned conductor layer. A first layer of spin-on-glass is deposited upon the silicon dioxide coating. The layer is baked at a temperature of less than about 350 degrees C. Vacuum degassing of the coating at less than about 100 mtorr and 350 degrees C. effectively overcomes the outgassing problem by removing unwanted gases in the glass layer at this point in the process. The spin-on-glass layer process just given is repeated for subsequent layers of spin-on-glass until the desired thickness of planarized spin-on-glass dielectric layer has been formed. The layers are then cured at a temperature of less than about 500 degrees C. The second layer of silicon dioxide coating over the spin-on-glass dielectric layer completes the planarization. A vacuum degassing step is performed just before the deposition of the next conductor layer.
