A lead frame () for a semiconductor device (die) package () is described. Each of the leads () in the lead frame () includes an interposer () having one end () disposed proximate the outer face () of the package () and another end () disposed proximate the die (). Extending from opposite ends of the interposer () are a board connecting post () and a support post (). A bond site () is formed on a surface of the interposer () opposite the support post (). Each of the leads () is electrically connected to an associated input/output (I/O) pad () on the die () via wirebonding, tape bonding, or flip-chip attachment to the bond site (). Where wirebonding is used, a wire electrically connecting the I/O pad () to the bond site () may be wedge bonded to both the I/O pad () and the bond site (). The support post () provides support to the end () of the interposer () during the bonding and coating processes.(FIG.).

Semiconductor device package and method for manufacturing same

An semiconductor device package () includes a semiconductor device (die) () and passive devices () electrically connected to a common lead frame (). The lead frame () is formed from a stamped and/or etched metallic structure and includes a plurality of conductive leads () and a plurality of interposers (). The passive devices () are electrically connected to the interposers (), and I/O pads () on the die () are electrically connected to the leads (). The die (), passive devices (), and lead frame () are encapsulated in a molding compound (), which forms a package body (). Bottom surfaces () of the leads () are exposed at a bottom face () of the package ().

Lead frame with included passive devices

A heat spreader () is added to a package to enhance thermal and advantageously electrical performance. In manufacture, a heat spreader precursor () is advantageously placed over a group of dies and secured after bonding (e.g., wire or tape bonding or flip-chip bonding) and before matrix/block mold. For example, a package strip () may consist of a row (linear array) of groups of die attach areas (e.g. in a rectangular array of four). The heat spreader precursor () may accommodate one such group or multiple groups along the package strip (). The package strip () may then be singulated to form the individual packages. Each singulated package includes a die (), its associated substrate(e.g., either a lead frame or interposer type substrate) and a portion of the heat spreader precursor () as a heat spreader ().

Thermal enhanced package for block mold assembly

A method and apparatus for forming a multiple semiconductor die assembly () having a thin profile are presented. The semiconductor die assembly () comprises a plurality of die packages (), with each die package () including a lead frame () having a plurality of leads () each having a down set portion () extending from (). A semiconductor die () is disposed in a central region () of the lead frame () and is electrically connected (). An encapsulant () is disposed in the central region () and covers to the semiconductor die () and a portion (). The first surface () of the leads () and a first surface () of the semiconductor die () are substanial exposed from the encapsulant (). The first surface () of the semiconductor die () and the down set portions () form a cavity (). The semiconductor die packages () are stacked such that at least a portion of the encapsulant () is disposed in the cavity of a next higher semiconductor die package () in the stack.
