A method of removing a substrate, comprising: forming a growth restrict mask with a plurality of striped opening areas directly or indirectly upon a GaN-based substrate; and growing a plurality of semiconductor layers upon the GaN-based substrate using the growth restrict mask, such that the growth extends in a direction parallel to the striped opening areas of the growth restrict mask, and growth is stopped before the semiconductor layers coalesce, thereby resulting in island-like semiconductor layers. A device is processed for each of the island-like semiconductor layers. Etching is performed until at least a part of the growth restrict mask is exposed. The devices are then bonded to a support substrate. The GaN-based substrate is removed from the devices by a wet etching technique that at least partially dissolves the growth restrict mask. The GaN substrate that is removed then can be recycled.

A method of fabricating an (Al,Ga,In)N laser diode, comprising depositing one or more III-N layers upon a growth substrate at a first temperature, depositing an indium containing laser core at a second temperature upon layers deposited at a first temperature, and performing all subsequent fabrication steps under conditions that inhibit degradation of the laser core, wherein the conditions are a substantially lower temperature than the second temperature.

A method for fabricating AlGaN-cladding-free nonpolar III-nitride based laser diodes or light emitting diodes. Due to the absence of polarization fields in the nonpolar crystal planes, these nonpolar devices have thick quantum wells that function as an optical waveguide to effectively confine the optical mode to the active region and eliminate the need for Al-containing waveguide cladding layers.

A multi-position fuel valve includes a main body having an enclosed chamber with a number of inlet ports and an outlet port and associated seats in the chamber. Disposed inside the chamber is a revolving rotor that is connected to a selector handle located outside the chamber. The rotor provides a possible passageway between each of the inlet ports and the outlet port. The handle can rotate a maximum 180 degrees, and the valve has a pair of inlet sections and three-positions with an 'off' position approximately midway between the other two positions. A pair of balls are positioned in the rotor and lodge in the plurality of seats or elsewhere in the chamber. When this occurs a certain portion of the passageway is cut off meaning there is no fluid flow from at least one of inlet ports through the outlet port. A compression spring with opposing ends bearing against the balls maintains the balls lodged in the seats, and releasably fixes the position of the rotor and handle. The valve further has a number of swiveling extension sections connected to the ports for inlet or outlet hoses, such that the valve can be mounted remote from the fuel supply and/or carburetor and connecting hosed routed in most any direction.

A vertical-cavity surface-emitting laser (VCSEL) comprising a low-loss thin metal contact and current spreading layer within the optical cavity that provides for improved ohmic contact and lateral current distribution, a substrate including a plano-concave optical cavity, a (Ga,In,Al)N multiple quantum well (MQW) active region contained within the optical cavity that generates light when injected by an electrical current, and an integrated micromirror fabricated onto the substrate that provides for optical mode control of the light generated by the active region. A relatively simple process is used to fabricate the VCSEL.

Multiple-mode fluid valve

The brochure holder includes a plurality of panels that are cut into a single flat unit, and are folded and assembled. A first back panel has a front surface, a back surface, two sides, a top and a bottom. A first side panel is connected at its first side to a side of the first back panel. A front panel has a first side that is connected to the second side of the first side panel. A second side panel has a first side that is connected to the second side of the front panel. A second back panel has a first side that is connected to the second side of the second side panel. A bottom panel is connected to one of the above panels, and has an extended vertical flap adapted to be positioned vertically upwardly at about 90&#xb0; from the bottom panel, and the vertical flap has a divider lock mechanism formed thereon. There is a brochure compartment divider located on the first back panel. It has a first position, which is a closed position, in the same plane as a back panel on which it is located, so as to create a single brochure holder compartment, and a second position, being an opened position, in a plane approximately at about 90&#xb0; to a back panel on which it is located, and when in the second position, it is fitted into the divider lock mechanism of the vertical flap so as to create two brochure holder compartments.

A structure for stabilizing the wavelength and output power of uncooled diode semiconductor lasers using stress caused by differential expansion to counteract the effects of temperature fluctuation is realized by restraining the thermal expansion of the active region. The thermal expansion is restrained first by encapsulating the active region of the laser within a low expansion cap, and second, by applying stress to the active region by means of a high thermal expansion stress element mechanically coupled to the active region and restrained within the low expansion cap. As the temperature of the laser increases and it would normally attempt to expand, the stress element expands to even a greater degree with the combination of the active region and stress element both being contained within the low thermal expansion cap. The result is that physical thermal expansion of the active region is substantially eliminated or reduced and it operates under higher internal pressure. The structure for counteracting the effects of thermal expansion in active regions is applicable not only to lasers but all optoelectronic devices, to semiconductor devices, and in general, to any device having a energy band gap or any other parameter of operation dependant on thermal expansion.

Apparatus and method for stabilization of the bandgap and associated

An optical non-contact surface profiler for determining (i) the surface profile of a transparent layer on a light-absorbing or opaque substrate, (ii) the surface profile of a light-absorbing or opaque substrate through a transparent layer, and (iii) the thickness profile of a transparent layer on a light-absorbing or opaque surface. A microscope alternatively configured in interferometric mode and in spectrophotometric mode provides phase data from an interference pattern and reflectance data from a reflectance pattern, respectively. A photo-sensing device receives the interference patterns and reflectance patterns and inputs the corresponding phase data and reflectance data to a computing device. The computing device processes the data to determine the appropriate surface or film thickness profiles.

A self-supporting, table-mounted support apparatus for receptacles, particularly for ice buckets for housing wine bottles, includes an upper set of laterally spaced support arms and a lower support arm which cooperate so as to define a horizontal channel therebetween within which a projecting portion of a dining table can be disposed and from which the apparatus will be suspended. The upper arms comprise the ends of a C or U-shaped member disposed within a horizontal plane, while the lower arm comprises one end of a J-shaped member disposed within a vertical plane, the other end of the lower arm being connected to the upper arm member at a central location within the plane of the upper member, the overall framework therefore being substantially T-shaped in configuration. A cross-bar may connect the upper arms so as to define therewith an annular ring member within which the receptacle is housed internally of the framework, or a separate annular ring member may be fixedly or pivotably secured to the upper arm member whereby the receptacle is supported in a mode external of the three support arms engaging the table.
