Embodiments relate to providing security of scan mode access and data in an integrated circuit. In embodiments, one or both of two layers of security are provided. A first layer includes requiring a complex initialization sequence to be performed in order to access scan mode. A second layer includes scrambling the scan data before it is output from the circuit under test, which prevents unauthorized persons from extracting useful information from the output scan data. Further embodiments relate to methodologies for utilizing these protection layers after manufacture of the integrated circuit and incorporating these protection layers in an integrated circuit design flow.

Securing access to integrated circuit scan mode and data

Systems and methods efficiently bring additional variables into a Pseudo-Random Pattern Generator ('PRPG') in the early cycles of an automatic test pattern generation ('ATPG') process without utilizing any additional hardware or control pins. Overscanning (e.g., scanning longer than the length of the longest channel) for some additional cycles brings in enough variables into the PRPG. Data corresponding to earlier cycles of the ATPG process is removed.

Method and system for improving efficiency of sequential test compression using overscan

Systems and methods disclosed herein provide for efficiently loading mask data to the mask register bits from the decompression network outputs of an ATPG system. The systems and methods also provide an elastic interface utilized between a tester and a decompressor network (e.g., sequential and combinational decompressors) in order to expand the number of input variables utilized during the loading of the mask data to the mask register bits.

Reducing mask data volume with elastic compression

Systems and methods disclosed herein provide for utilizing extra variables in the decompression equation set of an ATPG process for test patterns requiring an excess number of care bits than can be supported efficiently by the current hardware. An elastic interface is utilized between a tester and a decompressor network (e.g., sequential and combinational decompressors) in order to expand the test pattern length and/or the number of input variables. The systems and methods also provide care bits in early scan cycles of the ATPG process for sequential decompressors starting from a fixed state.

Elastic compression-optimizing tester bandwidth with compressed test stimuli using overscan and variable serialization

A system and method are provided for selective bit-wise masking of X-values in scan channels in an integrated circuit (IC) during a built-in self test (BIST). The composite mask pattern is selectively generated according to locations of X-values identified in a simulation of the IC. The composite mask pattern is stored on the IC and cyclically maintained while being applied to the operational scan results of the IC. The composite mask pattern is recycled over a plurality of scan iterations to effectively prevent the X-values from influencing the resulting signature of the BIST that represents a functional fingerprint of the IC and minimize storage requirements for the composite mask pattern.

A method and apparatus to apply compressed test patterns using a very pin-limited test apparatus to a chip design for use in semiconductor manufacturing test is disclosed. Compression circuitry is inserted into the circuit design and the compressed signals manipulated for communication over a serial interface. On a test apparatus, ATPG may be run, assuming a parallel test interface, resulting in test patterns that may be compressed into a parallel format and then converted into a serial signal. On chip, the serial signal is parallelized, decompressed, and then shifted into the scan chains. An inserted controller generates clocks and various control signals. Conventional test patterns from ATPG may be generated and applied during testing without the need to modify the ATPG program saving time and resources. Hierarchical testing of integrated circuits built with a multiplicity of cores, each having its own embedded compression logic, is also supported.
