Methods of forming metal lines in semiconductor devices are disclosed. One example method may include forming lower metal lines and forming an insulation layer on the lower metal lines; etching said insulation layer to a depth; and depositing a material for upper metal lines on the entire surface of said insulation layer and planarizing the material for the upper metal lines to form said upper metal lines. The example method may also include exposing the lower metal lines by etching said upper metal lines and the insulation layer and depositing a material for contact plugs on the entire surfaces of said upper metal lines and said insulation layer and planarizing the material for said contact plugs to form the contact plugs.

Methods of forming metal lines in semiconductor devices

Methods of fabricating MOSFETs in semiconductor/r devices are disclosed. One example method may include forming an isolation layer on a semiconductor substrate and forming a capping layer thereon, forming an epitaxial active region which is not covered with the isolation layer on said semiconductor substrate by using selectively epitaxial growth, and forming a gate dielectric layer and a gate electrode on said epitaxial active region, sequentially. The example method may also include forming a source/drain plug spaced apart from the both sides of said gate electrode in said epitaxial active region, forming a source/drain into said epitaxial active region on which said source/drain plug is formed, forming an interlayer dielectric layer on the entire surface of the resultant structure after the source/drain is formed; and forming contacts in said interlayer dielectric layer, wherein said contacts are connected to said gate electrode and said source/drain plug, respectively.

Methods of manufacturing MOSFETs in semiconductor devices

Methods for manufacturing semiconductor devices are disclosed. In a disclosed method, a first nitride layer and a device isolation oxide layer are etched to thereby expose a portion of a silicon substrate where an active region is to be formed. An epitaxial growth is performed on the active region and a first oxide layer is deposited thereon. Portions of the first oxide layer where a source and a drain are to be formed are etched. The first oxide layer deposited on the portions where the source and the drain are to be formed is then etched. An epitaxial growth is performed on the portions where the source and the drain are to be formed to thereby form the source and the drain. A second nitride layer is deposited thereon. A portion of the first oxide layer located where a gate is to be formed is etched using a gate mask. A third nitride layer is deposited on the source, the drain, and the exposed active region and then etched back to thereby form a nitride layer to control a length of the gate. A gate isolation layer and a gate electrode are sequentially deposited on the active region. A second oxide layer is covered. Finally, a gate electrode plug and a source/drain electrode plug are formed.

Methods for manufacturing semiconductor devices

A method for fabricating a transistor in a semiconductor device is disclosed. An example method forms an isolation region in a semiconductor substrate and sequentially deposits a pad oxide layer, a pad nitride layer and a first oxide layer on the substrate and the isolation region. The example method also patterns the first oxide layer and pad nitride layer to form a gate electrode, deposits a doped poly silicon layer, forms a doped polysilicon sidewall on the pad nitride layer and the first oxide layer, etches the pad oxide layer, sequentially deposits and planarizing a gate isolation layer, a gate nitride layer and a metal layer on the substrate to form the gate electrode. In addition, the example method forms a source, a drain, a gate plug, a source plug and a drain plug, respectively.

Method of manufacturing mosfet having a fine gate width with improvement of short channel effect

In an example method for fabricating a transistor in a semiconductor device, a buffer insulation layer and a first insulation layer are deposited and etched, and poly electrodes for an LDD are formed on sidewalls of thereof. After a local channel region is formed into a semiconductor substrate by an impurity ion implantation process, a trench-shaped gate insulation layer is deposited on the gate region. A gate electrode material is deposited into the trench-shaped region and planarized by a blanket etchback or a CMP process. After a silicide is formed by a salicidation process, a second insulation layer and a third insulation layer are formed thereon, sequentially. Contact holes for a gate electrode, a source electrode and a drain electrode may etched and a conductive material may be filled therein, thereby forming a gate plug, a source contact plug and a drain plug.

Semiconductor transistors and methods of fabricating the same

A DRAM cell structure capable of high integration includes a trench-type capacitor formed in a lower region of a trench, the trench being made vertically and cylindrically in a silicon substrate, and a transistor being formed vertically and cylindrically over the trench-type capacitor, the transistor being connected to the capacitor. A method for fabricating a DRAM cell structure capable of high integration includes the steps of (a) forming a trench vertically and cylindrically in a silicon substrate, (b) forming a trench-type capacitor having a cylindrical plate electrode and a storage node electrode on a lower region of the trench, (c) forming a vertical cylindrical transistor cell structure connected to the trench-type capacitor on an upper region of the trench.

DRAM cell structure capable of high integration and fabrication method thereof

A method for forming metal lines in a semiconductor device is disclosed. An example method forms first metal lines and a first insulation layer on the first metal lines, etches the first insulation layer to expose the first metal lines, and deposits a conductive material into the etched portion of the first insulation layer to form contact plugs. The example method also forms a second insulation layer on the resultant structure, etches the second insulation layer to expose the contact plugs, deposits a material for cores into the etched portions of the second insulation layer to form the cores, and selectively removes the second insulation layer to expose the cores. In addition, the example method deposits second metal lines on both sides of the cores to branch current to both sides of the cores.

Method for forming metal lines in a semiconductor device

Example methods of manufacturing a transistor using a dummy gate pattern are disclosed. A local channel is formed by local channel implantation using the dummy gate pattern after a source and a drain are formed so that a short channel effect can be minimized and a reverse SCE can be reduced.

Methods of manufacturing transistors using dummy gate patterns

According to one example method of fabricating a semiconductor memory device, an isolation layer and a capping layer are formed on a silicon substrate, sequentially. By an epitaxial silicon growth process, an epitaxial active region is formed. A gate insulation layer and a gate electrode are then formed on the epitaxial active region, sequentially. Subsequently, a bit line contact plug and a storage node contact plug are epitaxially formed on the epitaxial active region. A lower interlayer insulation layer is formed on the resultant structure and planarized. An upper interlayer insulation layer is formed on the lower interlayer insulation layer and a bit line is formed therein. An additional upper interlayer insulation layer is then formed on the entire surface of the resultant structure and a storage node electrode is formed through the additional upper and the upper interlayer insulation layer to be connected to the storage node contact.

Methods of manufacturing semiconductor memory devices with epitaxial contact nodes

Method for forming contact electrodes in a semiconductor device are disclosed. An example method comprises sequentially forming a pad oxide layer, a pad nitrate layer, a dummy oxide layer, and a capping nitride layer on a substrate. These layers and the substrate are then patterned to form a trench. The trench us filled with an insulating material to form a device isolation stripe. The resulting structure is then patterned to form a trench. Spacers are formed on the sidewalls of the trench and ions are implanted into the substrate beneath the trench to form local channel portions. A gate insulating layer and a gate electrode are then formed by deposition. Thereafter, the dummy oxide layer and the capping nitride layer are removed and source/drain portions are defined. Contact electrodes are then formed by deposition of a metal layer.
