A memory device includes a memory chip including a memory cell array connected to first word lines and first bit lines, first word line bonding pads respectively connected to the first word lines, and first bit line bonding pads respectively connected to the first bit lines, and a peripheral circuit chip, wherein the peripheral circuit chip includes a test cell array connected to second word lines and second bit lines, second word line bonding pads respectively connected to the first word line bonding pads, second bit line bonding pads respectively connected to the first bit line bonding pads, and a peripheral circuit connected to the second word line bonding pads and the second word lines or the second bit line bonding pads and the second bit lines.

Memory device including memory chip and peripheral memory chip and method of manufacturing the memory device

A nonvolatile memory device includes a peripheral circuit including a first active region and a memory block including a second active region on the peripheral circuit. The memory block includes a vertical structure including pairs of a first insulating layer and a first conductive layer, a second insulating layer on the vertical structure, a second conductive layer and a third conductive layer spaced apart from each other on the second insulating layer, first vertical channels and second vertical channels. The second conductive layer and the third conductive layer are connected with a first through via penetrating the vertical structure, the second active region, and a region of the second insulating layer that is exposed between the second conductive layer and the third conductive layer.

Nonvolatile memory device

An integrated circuit device includes a memory including a memory cell insulation surrounding a memory stack and a memory cell interconnection unit, a peripheral circuit including a peripheral circuit region formed on a peripheral circuit board, and a peripheral circuit interconnection between the peripheral circuit region and the memory structure, a plurality of conductive bonding structures on a boundary between the memory cell interconnection and the peripheral circuit interconnection in a first region, the first region overlapping the memory stack in a vertical direction, and a through electrode penetrating one of the memory cell insulation and the peripheral circuit board and extended to a lower conductive pattern included in the peripheral circuit interconnection in a second region, the second region overlapping the memory cell insulation in the vertical direction.

The first memory layer includes a first memory structure electrically connected to the peripheral circuit through metal bonding pads. The inter-metal layer includes intermediate pads electrically connected to the peripheral circuit through metal bonding pads. The second memory layer includes a second memory structure electrically connected with the intermediate pads and a second substrate provided on the second memory structure. The peripheral circuit, the first memory structure, and the second structure are provided between the first substrate and the second substrate.

The present invention relates to an apparatus for determining the location of a radiation source. The apparatus for determining the location of a radiation source according to the present invention comprises: a collimator part for selectively passing radiation therethrough according to the direction in which the radiation is incident; a scintillator part for converting the radiation incident from the collimator part into a light ray; a first optical sensor for converting the light ray incident from one end of the scintillator part into a first optical signal; a second optical sensor for converting the light ray incident from the other end of the scintillator part into a second optical signal; and a location information acquisition part for acquiring information on the location where the light ray is generated in the scintillator part, by using the second optical signal and the second optical signal.

Memory device

A memory device includes first and second chips. The first chip includes a memory cell array disposed on a first substrate, and first metal pads on a first uppermost metal layer of the first chip. The second chip includes peripheral circuits disposed on a second substrate, and second metal pads on a second uppermost metal layer of the second chip, the peripheral circuits operating the memory cell array. A first metal pad and a second metal pad are connected in a first area, the first metal pads being connected to the memory cell array and the second metal pad being connected to the peripheral circuits. A further first metal pad and a further second metal pad are connected in a second area, the further first metal pad being not connected to the memory cell array and the further second metal pad being connected to the peripheral circuits.

A three-dimensional semiconductor memory device, including a peripheral circuit structure including a first metal pad and a cell array structure disposed on the peripheral circuit structure and including a second metal pad. The peripheral circuit structure may include a first substrate including a first peripheral circuit region and a second peripheral circuit region, first contact plugs, second contact plugs, and a first passive device on and electrically connected to the second contact plugs. The cell array structure may include a second substrate disposed on the peripheral circuit structure, the second substrate including a cell array region and a contact region. The cell array structure may further include gate electrodes and cell contact plugs. The first passive device is vertically between the gate electrodes and the second contact plugs and includes a first contact line. The first metal pad and the second metal pad may be connected by bonding manner.

Three-dimensional semiconductor memory device

A memory device includes a first memory area including a first memory cell array having a plurality of first memory cells each for storing N-bit data according to an M-bit data access scheme, where N is a natural number, and a first peripheral circuit for controlling the first memory cells and disposed below the first memory cell array, a second memory area including a second memory cell array having a plurality of second memory cells each for storing M-bit data according to an M-bit data access scheme, where M is a natural number greater than N, and a second peripheral circuit for controlling the second memory cells and disposed below the second memory cell array, the first memory area and the second memory area are included in a single semiconductor chip and share an input and output interface, and a controller configured to generate calculation data by applying a weight stored in the first memory area to sensing data in response to receiving the sensing data obtained by an external sensor, and store the calculation data in one of the first memory area or the second memory area according to the weight.
