A multiple exposure system and a multiple exposure method using the same enhance the resolution of the image of the mask pattern transferred to a substrate. The system includes NA controllers that provide excellent resolution with respect to the directions of the short axis and long axis of the mask pattern. In one form of the method, a first exposure process is performed using a first NA controller that provides excellent resolution with respect to the direction of the short axis of the mask pattern and subsequently, a second exposure process is performed using a second NA controller that provides excellent resolution with respect to the direction of the long axis of the mask pattern. Alternatively, the first exposure process and the second or high order exposure process can be sequentially performed using the first and second NA controllers simultaneously.

A method of forming a pattern for a semiconductor device is disclosed. According to the method, a lower photoresist layer is formed on a lower layer and an upper photoresist pattern including a silylated layer is formed on the lower photoresist layer. A frame pulse generation apparatus for a SD-VCR generates a correct frame pulse even though a track pair number differs from an original one due to an error, to obtain an accurate picture. A frame base pulse generator compares the track pair number detected from a reproduced signal with a reference number and generates a frame base pulse toggled whenever the comparison result represents consistency. A phase-locked-loop (PLL) circuit controls the phase and period of the generated frame base pulse to be constant, and outputs a final frame pulse. The apparatus also greater a reference frame pulse a stable clock obtained by dividing the system clock and controlling the rotational speed of a drum so that track pair number detected at the level transition point of the reference frame pulse becomes a desired number, in order to contain one-frame data within the reference frame pulse. A megasonic cleaning system includes a transducer on which a substrate to be cleaned is placed. An oscillating electrically energy source is coupled to the transducer for driving the transducer to produce acoustical energy at substantially megasonic frequencies to vibrate the substrate. A blower assembly is arranged over the substrate, and the blower assembly contains a hollow elongate member having a plurality of nozzles spaced along a length thereof. A drive mechanism is connected to the blower assembly such that the blower assembly is horizontally movable relative to the surface of the substrate. A source of cleaning fluid is in flow communication with the nozzles, and the nozzles are arranged such that a flow path of cleaning fluid through the nozzles is inclined toward an upper surface of the substrate to be cleaned. A vacuum source is in flow communication with the substrate for vacuum-adhering the substrate on the transducer via a vacuum force. The cleaning fluid flowing through the nozzles is directed toward the upper surface of the substrate to blow away particles on the upper surface of the substrate that are dislodged by the vibration of the substrate.

An apparatus and method for converting a serial data signal into a parallel data signal based on sync signals contained within the serial data signal are provided. The serial-to-parallel data conversion apparatus includes a signal input end, a true sync signal identifier for individually identifying whether the sync signals contained in the serial data signal are true sync signals having the same positions as those of original sync signals, based on predetermined sync patterns, a false sync signal removal unit for removing from the serial data signal false sync signals which are sync signals that are not identified by the true sync signal identifier as true sync signals, and a clock generator for generating a clock signal for performing serial-to-parallel conversion of the serial data signal by using the sync signals contained in the serial data signal output from the false sync signal removal unit. Accordingly, the disclosed apparatus and method allow serial-to-parallel data conversion to be safely performed in both the case where a sync signal is not detected due to an error in the serial data and where the serial data is incorrectly detected as a sync signal because of an error.
