A photodetector structure having a barrier layer disposed between a pair of like-conductively doped semiconductor layers, the barriers layer having a surface area smaller than the surface area of the upper one of the pair of semiconductor layers. A fill material is disposed between outer peripheral edges of the barrier layer and a region between outer peripheral edges of the first and second layers.

Reduced junction area barrier-based photodetector

According one embodiment, a millimeter-wave radiation imaging array includes a plurality of antenna elements configured to receive millimeter-wave radiative input. Each lenslet of a plurality of lenslets are coupled to one of the plurality of antenna elements such that no air exists between each lenslet and the one of the plurality of antenna elements. Each lenslet has a spherical portion being operable to direct the radiative input towards the one of the plurality of antenna elements. An energy detector is coupled to the plurality of antenna elements opposite the plurality of lenslets and operable to measure the radiative input received by the plurality of antenna elements.

According one embodiment, a non-heterodyne radiation imager includes a substrate having a ground plane layer. The radiation imager also includes a plurality of antenna elements operable to receive radiative input. Each support element of a plurality of support elements mechanically couples an antenna element of the plurality of antenna elements to the substrate. A plurality of energy detectors is operable to measure the radiative input received by the plurality of antenna elements.

Antenna-coupled antenna arrays

Apparatus and method for synthesizing nanostructures in a controlled process. An embodiment of the apparatus comprises a stage or substrate holder that is heated, e.g., resistively, and is the primary source of heating for the substrate for nanostructure synthesis. The substrate and substrate heater are enclosed in a chamber, e.g., a metal chamber, which is ordinarily at a lower temperature than are the substrate and substrate heater during synthesis. Some embodiments of the invention are particularly useful for chemical vapor deposition (CVD), low pressure CVD (LPCVD), metal organic CVD (MOCVD), and general vapor deposition techniques. Some embodiments of the present invention allow for in situ characterization and treatment of the substrate and nanostructures.
