A method used in forming a memory array comprising strings of memory cells comprises forming a stack comprising vertically-alternating insulative tiers and wordline tiers. First charge-blocking material is formed to extend elevationally along the vertically-alternating tiers. The first charge-blocking material has k of at least 7.0 and comprises a metal oxide. A second charge-blocking material is formed laterally inward of the first charge-blocking material. The second charge-blocking material has k less than 7.0. Storage material is formed laterally inward of the second charge-blocking material. Insulative charge-passage material is formed laterally inward of the storage material. Channel material is formed to extend elevationally along the insulative tiers and the wordline tiers laterally inward of the insulative charge-passage material. Structure embodiments are disclosed.

Memory arrays and methods used in forming a memory array

A method used in forming a memory array comprises forming a stack comprising vertically-alternating first tiers and second tiers. First insulator material is above the stack. The first insulator material comprises at least one of (a) and (b), where (a): silicon, nitrogen, and one or more of carbon, oxygen, boron, and phosphorus, and (b): silicon carbide. Channel-material strings are in and upwardly project from an uppermost material that is directly above the stack. Conducting material is directly against laterally-inner sides of individual of the upwardly-projecting channel-material strings and project upwardly from the individual upwardly-projecting channel-material strings. A ring comprising insulating material is formed individually circumferentially about the upwardly-projecting conducting material. Second insulator material is formed above the first insulator material, the ring, and the upwardly-projecting conducting material. The first and second insulator materials comprise different compositions relative one another. Conductive vias are formed in the second insulator material that are individually directly electrically coupled to the individual channel-material strings through the upwardly-projecting conducting material. Other embodiments, including structure, are disclosed.

Memory arrays and methods used in forming a memory array comprising strings of memory cells

A memory device includes a package substrate and at least one stack of a plurality of semiconductor dies disposed on the package substrate. The plurality of semiconductor dies can be stacked in a shingled configuration. Each semiconductor die includes a plurality of slits disposed in a first direction. An offset direction defining the shingled arrangement is in-line with the first direction. Each semiconductor die can include a die substrate and a plurality of memory planes disposed on the die substrate with each memory plane having a memory cell array. Each slit can divide and separate each memory plane into at least one of logic blocks or sub-logic blocks. The semiconductor die can include a plurality of bond pads linearly aligned in a second direction that is perpendicular to the first direction.

Bond pad connection layout

Hybrid fanouts for semiconductor device assemblies, and associated methods and systems are disclosed. In one embodiment, at least one edge a first semiconductor die is attached to a molding including through mold vias (TMVs). Conductive traces may be formed on a first side of the first semiconductor die, where the first side includes integrated circuitry coupled to the conductive traces. Moreover, conductive pads may be formed on a surface of the molding, which is coplanar with the first side. The conductive pads are coupled to first ends of the TMVs, where second ends of the TMVs are coupled to bond wires connected to one or more second semiconductor dies that the first semiconductor die carries. Conductive bumps can be formed on the conductive traces and pads such that the first semiconductor die and the molding attached thereto can be directly attached to a printed circuit board.

Semiconductor assemblies with hybrid fanouts and associated methods and systems

Methodologies and an apparatus for enabling magnetic shielding of stand alone MRAM are provided. Embodiments include placing MRAM dies and logic dies on a first surface of a mold frame; forming a top magnetic shield over top and side surfaces of the MRAM dies; forming a mold cover over the MRAM dies, FinFET dies and mold frame; removing the mold frame to expose a bottom surface of the MRAM dies and FinFET dies; and forming a bottom magnetic shield over the bottom surface of the MRAM dies.

Magnetic shielding of STT-MRAM in multichip packaging and method of manufacturing the same

Emerging memory chips and methods for forming an emerging memory chip are presented. For example, magnetic random access memory (MRAM) chip magnetic shielding and methods of forming a magnetic shield processed at the wafer-level are disclosed. The method includes providing a magnetic shield at the front side of the chip, back side of the chip, and also in the deep trenches surrounding or adjacent to magnetic tunnel junction (MTJ) array within the prime die region. Magnetic shield in the deep trenches connects front side and back side magnetic shield. This magnetic shielding method is applicable for both in-plane and perpendicular MRAM chips. The MTJ array is formed in the prime die region and in between adjacent inter layer dielectric (ILD) levels of the upper ILD layer in the back end of line (BEOL) of the MRAM chip.

Method of forming embedded MRAM in interconnects using a metal hard mask process and the resulting device are provided. Embodiments include forming a first interlayer dielectric (ILD) layer including a first metal (Mx) level; forming a capping layer over the first ILD layer; forming magnetic tunnel junction (MTJ) structures formed in a second ILD over the first capping layer; forming a second metal (Mx+1) level in the second ILD layer; forming a second capping layer over the second ILD layer; and forming a third metal (Mx+2) level in a third ILD layer over the second capping layer.

Embedded MRAM in interconnects and method for producing the same

Magnetic random access memory (MRAM) fan-out wafer level packages with package level and chip level magnetic shielding and methods of forming these magnetic shields processed at the wafer-level are disclosed. The method includes providing a MRAM wafer prepared with a plurality of MRAM dies. The MRAM wafer is processed to form a magnetic shield layer over the front side of the MRAM wafer, and the wafer is separated into a plurality of individual dies. An individual MRAM die includes front, back and lateral surfaces and the magnetic shield layer is disposed over the front surface of the MRAM die. Magnetic shield structures are provided over the individual MRAM dies. The magnetic shield structure encapsulates and surrounds back and lateral surfaces of the MRAM die. An encapsulation layer is formed to cover the individual MRAM dies which are provided with magnetic shield structures. A redistribution layer (RDL) is formed over and lines exposed front surfaces of the encapsulated MRAM dies and the encapsulated MRAM dies are separated into individual MRAM fan-out wafer level packages.

Methods of magnetically shielding a perpendicular STT-MRAM structure on all six sides within a flip-chip package and the resulting devices are provided. Embodiments include forming a passivation stack over an upper surface of a wafer and outer portions of an Al pad; forming a polymer layer over the passivation stack; forming a UBM layer over the Al pad, portions of the polymer layer and along sidewalls of the polymer layer; forming a T-shaped Cu pillar over the UBM layer; forming a &#x3bc;-bump over the T-shaped Cu pillar; dicing the wafer into a plurality of dies; forming an epoxy layer over a bottom surface of each die; forming a magnetic shielding layer over the epoxy layer and along sidewalls of each die, the epoxy layer, the passivation stack and the polymer layer; and connecting the &#x3bc;-bump to a package substrate with a BGA balls.

STT-MRAM flip-chip magnetic shielding and method for producing the same

A scalable method of forming an integrated high-density STT-MRAM with a 3D array of multi-level MTJs and the resulting devices are provided. Embodiments include providing a Si substrate of an X-density STT-MRAM having an array of interconnect stacks; forming a level of a MTJ structure on each of a first interconnect stack and a second interconnect stack, wherein (X&#x2212;1) defines a number of interconnect stacks between the first and the second interconnect stacks; forming a via on each interconnect stack without a MTJ structure; forming a metal layer on each MTJ structure and via on the level; repeating the forming of the MTJ structure, the via, and the metal layer one interconnect stack laterally shifted until the level of the MTJ structure equals X, only forming the MTJ structure at that level; forming a bit line over the substrate; and connecting the bit line to each MTJ structure.

High-Density STT-MRAM with 3D arrays of MTJs in multiple levels of interconnects and method for producing the same

Emerging memory chips and methods for forming an emerging memory chip are presented. For example, magnetic random access memory (MRAM) chip magnetic shielding at the device-level is disclosed. The MRAM chip includes a magnetic shield structure that is substantially surrounding a magnetic tunnel junction (MTJ) bit or device of a MTJ array. The magnetic shield may be configured in the form of a cylindrical shield structure or magnetic shield spacer that substantially surrounds the MTJ bit or device. The magnetic shield structure in the form of cylindrical shield structure or magnetic shield spacer may include top and/or bottom plate shield. The magnetic shield structure in various forms and configurations protect the MTJ stack from external or local magnetic fields. This magnetic shielding structure is applicable for both in-plane and perpendicular MRAM chips.
