A transistor device having a plurality of transistor cells. Each one of the cells has a control electrode for controlling a flow of carriers through a semiconductor. The device has an input node. A plurality of filters is provided. Each one of the filters is coupled between the input node and a corresponding one of the control electrodes of the plurality of transistor cells. In one embodiment of the invention, pairs of the control electrodes are connected to a common region and wherein each one of the filters is coupled between the input node and a corresponding one of the common regions. The semiconductor provides a common active region for the plurality of transistor cells. Each one of the filters comprises: a conductive layer; a dielectric layer disposed on the conductive layer; a resistive layer disposed over the dielectric layer; a conductive electrode disposed in electrical contact with a first portion of the resistive layer and providing the input node; and, a connector in electrical contact with a second portion of the resistive layer such second portion of the resistive layer being displaced from the first portion of the resistive layer, such connector passing through the dielectric and being in electrical contact with the first conductor.

Transistor amplifier having reduced parasitic oscillations

A distributed circuit includes a plurality of pairs of cascode coupled first and second transistors with each transistor having base, emitter, and collector electrodes. The first transistor of each pair is disposed to have a first one of emitter and collector electrodes coupled to a reference potential and the second one of said transistors of each pair is disposed to have the base electrode coupled to a reference potential with the second one the collector and emitter electrodes of the first transistor of each pair being coupled to the emitter electrode of the corresponding second transistor of each pair. The network further includes an input propagation network disposed to successively couple the base electrode of each one of the first transistors of each pair of transistors to an input terminal and an output propagation network disposed to couple the collector electrodes of each one of the second transistors of each one of the pair of transistors to an output terminal of the circuit.

Broadband bipolar transistor distributed amplifier

A radio frequency circuit for coupling radio frequency (r.f.) energy between an input port and a pair of output ports with an isolation port being provided for reflected energy. The circuit includes a pair of strip conductors, each one thereof having first surface portions dielectrically spaced a first predetermined distance from a ground plane conductor and second surface portions dielectrically spaced a second different predetermined distance from the ground plane conductor. The first surface portions of one of the pair of strip conductors are electromagnetically coupled, through the dielectric, to the second surface portions of the other one of the pair of strip conductors. In one embodiment, intermediate portions of the pair of strip conductors are interlaced with end portions thereof providing a corresponding one of the aforementioned ports. More particularly, a first plurality of successively spaced strip conductor portions, and a second like plurality of successively spaced strip conductor portions are dielectrically separated from the first plurality of spaced strip conductor portions. Each intermediate one of the first and second plurality of strip conductor portions is connected to a pair of strip conductors flanking the strip conductor portion electromagnetically coupled thereto, to provide a pair of dielectrically separated, interlaced, strip conductors. First and last ones of the first and second plurality of strip conductor portions are coupled to the aforementioned ports. In a second embodiment, end portions of the pair of strip conductors are interlaced and said end portions provide a corresponding one of such aforementioned ports.
