A method of forming a gate structure over a hybrid substrate structure with topography having a bulk region and an SOI region is disclosed including forming a gate material layer above the SOI and bulk regions, forming a mask layer above the gate material layer, forming a first planarization layer above the mask layer, forming a first gate structure masking pattern above the first planarization layer, patterning the first planarization layer in alignment with the first gate structure masking pattern, and patterning the mask layer in accordance with the patterned first planarization layer, resulting in a gate mask disposed above the gate material layer.

Method of forming a gate mask for fabricating a structure of gate lines

When forming complex gate electrode structures, a double exposure double etch strategy may be applied, in which the lateral distance in the width direction of the gate electrode structures may be defined prior to forming mask features for defining the gate length. In this case, the width dimension of the mask opening may be adjusted on the basis of a spacer element, which may thus allow providing a reduced dimension on the basis of well-established process techniques.

In semiconductor devices, integrity of a titanium nitride material may be increased by exposing the material to an oxygen plasma after forming a thin silicon nitride-based material. The oxygen plasma may result in an additional passivation of any minute surface portions which may not be appropriately covered by the silicon nitride-based material. Consequently, efficient cleaning recipes, such as cleaning processes based on SPM, may be performed after the additional passivation without undue material loss of the titanium nitride material. In this manner, sophisticated high-k metal gate stacks may be formed with a very thin protective liner material on the basis of efficient cleaning processes without unduly contributing to a pronounced yield loss in an early manufacturing stage.

Maintaining integrity of a high-K gate stack by passivation using an oxygen plasma

By patterning a spacer layer stack and etching a cavity in an in situ etch process, the process complexity, as well as the uniformity, during the formation of embedded strained semiconductor layers may be significantly enhanced. In an initial phase, the spacer layer stack may be patterned on the basis of an anisotropic etch step with a high degree of uniformity, since a selectivity between individual stack layers may not be necessary. Thereafter, a cleaning process may be performed followed by a cavity etch process, wherein a reduced over-etch time during the spacer patterning process significantly contributes to the uniformity of the finally obtained cavities, while the in situ nature of the process also provides a reduced overall process time.
