A memory apparatus and method of operation are provided. The apparatus includes memory cells each connected to one of a plurality of word lines and disposed in memory holes each coupled to one of a plurality of bit lines. The memory cells are configured to retain a threshold voltage corresponding to one of a plurality of data states. A control means is coupled to the plurality of word lines and the memory holes and is configured to read the memory cells in a read operation. The control means is also configured to adjust at least one word line read timing and ramping parameter used during the read operation based on an amount of cycling of the memory cells.

A sintered silicon nitride excellent in high temperature performance is produced by the following method: First, silicon nitride powder and oxide of at least one element selected from elements in the group IIIb of a periodic table are mixed with each other to obtain a mixture. The silicon nitride powder contains silicon oxide in an amount ranging from 0.1% by weight of the silicon nitride powder to a value not more than a content of the silicon oxide. Second, the mixture is compacted to form a compact. Finally, the compact is fired in atmosphere of nitrogen at a pressure ranging from 5 to 200 atmosphere (atm) and a temperature ranging from 1800.degree. to 2000.degree. C. to obtain a sintered silicon nitrite having a bulk density not less than 95% of a theoretical density of the sintered silicon nitride.

Production method of sintered silicon nitride

A laminated composite includes a layer of monolithic ceramics and a layer of fiber-reinforced ceramics. The layer of fiber-reinforced ceramics is placed on the layer of SiC ceramics. The layer of SiC ceramics is made of a densely sintered body of SiC. The layer of fiber-reinforced ceramics is made of SiC-matrix ceramics reinforced by continuous SiC fiber.

A sintered silicon nitride which comprises silicon nitride as a main component and having an oxygen content not more than 1% by weight and a bulk density not less than 95% of the theoretical density thereof. The sintered silicon nitride is produced as follows: Silicon powder and the oxide of at least one element selected from the group IIIb of a periodic table of the elements are mixed to obtain a mixture, in which the total amount of the oxide is not larger than 4% by weight of the mixture. The mixture of the silicon powder and the oxide is compacted to form a compact. The compact is nitrided in the atmosphere of nitrogen at a temperature of not higher than 1500.degree. C. to have a silicon remaining rate ranging from 2 to 20% by weight. Then, the compact is fired in the atmosphere of nitrogen at a pressure of not less than 1 atmospheric pressure and at a temperature ranging from 1800.degree. to 2200.degree. C. to obtain the sintered silicon nitride having a bulk density not less than 95% of the theoretical density thereof.

Sintered silicon nitride and production method thereof

A silicon nitride base sintered body having high strength at normal and high temperatures is obtained by a nitrogen gas atmosphere pressure sintering method using a combination of Y.sub.2 O.sub.3 and Nd.sub.2 O.sub.3 and/or Sm.sub.2 O.sub.3 as a sintering aid. The molar ratio of Y.sub.2 O.sub.3 to Nd.sub.2 O.sub.3 and/or Sm.sub.2 O.sub.3 is from 9:1 to 1:9. The pressure of the nitrogen gas atmosphere is not lower than 1 atm and is lower than 500 atm. The sintering temperature is 1750.degree.-2200.degree. C.
